This paper proposes a novel single electron random number generator (RNG). The generator consists of multiple tunneling junctions (MTJ) and a hybrid single electron transistor (SET)/MOS output circuit. It is an oscillator-based RNG. MTJ is used to implement a high-frequency oscillator,which uses the inherent physical randomness in tunneling events of the MTJ to achieve large frequency drift. The hybrid SET and MOS output circuit is used to amplify and buffer the output signal of the MTJ oscillator. The RNG circuit generates high-quality random digital sequences with a simple structure. The operation speed of this circuit is as high as 1GHz. The circuit also has good driven capability and low power dissipation. This novel random number generator is a promising device for future cryptographic systems and communication applications.

We propose and analyze a novel Si-based electro-optic modulator with an improved metal-oxide-semiconductor (MOS) capacitor configuration integrated into silicon-on-insulator (SOI).Three gate-oxide layers embedded in the silicon waveguide constitute a triple MOS capacitor structure,which boosts the modulation efficiency compared with a single MOS capacitor.The simulation results demonstrate that the VπLπ product is 2.4V·cm.The rise time and fall time of the proposed device are calculated to be 80 and 40ps from the transient response curve,respectively,indicating a bandwidth of 8GHz.The phase shift efficiency and bandwidth can be enhanced by rib width scaling.

在射频能量AC/DC的能源转换实现研究中提出一种采用低阈值MOS管构成的高效电荷泵.新方案消除了现有的肖特基二极管高效电荷泵制作工艺特殊、批次性能不够一致的缺陷.分析表明,通过有机调整MOS管宽长比、器件电容、充电级数等设计参量,可以方便地满足不同的性能要求,实现集成制作方便、性能稳定的高效射频能量AC/DC型电荷泵.

为了进一步减小栅漏电,提高击穿电压,将MOS结构的优点引入ALGaN/GaN HEMT器件中,研制并分析了新型的基于AlGaN/GaN的 MOS-HFET结构.采用等离子增强气相化学沉积(PECVD)的方法生长了50 nm的SiO2作为栅绝缘层,新型的AlGaN/GaN MOS-HFET器件栅长1 μm,栅宽80 μm,测得最大饱和输出电流为784 mA/mm,最大跨导为44.25 ms/mm,最高栅偏压+6 V.

采用高频C-V曲线方法,研究了50nm及15nm MOS电容电离辐射空穴陷阱及界面态的建立过程。二种样品电离辐射空穴陷阱电荷密度在1×10~3Gy(Si)剂量下近乎相同,而在大于3×10~3Gy(Si)_剂量下,50nm MOS电容的电荷密度约为15nm MOS电容的2倍。利用电离辐射后的隧道退火效应,计算出二种样品电离辐射陷阱电荷在Si-SiO_2界面附近分布的距离均约为4nm。

In this paper, a one-way NMOS analog switch featuring a low plug-in consumption is presented. The performances of analog switch, especially the performances of source follower are simulated under different conditions with PSPICE. Simulation results and factors affecting the deviation between input and output are analyzed, some advice on how to reduce the deviation between input and output is given. Ar the end of the paper, voltage relationship between input and output of the analog switch is obtained. Function of first degree, Vout = kVin + V0, is used to approximate the voltage relationship. The simulation results anti the value achieved from the approximation equation are given as well.

生物对外界环境中化学物质信号的识别和感知对其生存有着极其重要的意义.大多数哺乳动物具有两条嗅觉通路,主要嗅觉系统(MOS)用来感受普通嗅觉信号,而犁鼻器系统(VNS)则从异常灵敏的程度来识别小范围内特异性的化学感应信号-信息素(pheromone).信息素是一类在同种内个体间传递的物质,可引发群体内与个体交流和生殖相关的一系列生理和行为变化.本文综述了对哺乳动物犁鼻器信息素感知及犁鼻器系统特异(VNS-specific)基因的分子进化研究进展,这些基因包括信息素受体家族V1R和V2R以及离子通道TRPC2,为进一步深入研究哺乳动物信息素感知的分子机制奠定基础。

核基因作为一种新的遗传标记,近年来被广泛应用于鸟类分子系统发育研究中.核基因与线粒体基因位于不同的遗传载体上,因此被引入到系统发育学研究中为物种树的重建提供独立的证据.常用的外显子标记为重组激活基因1(RAG-1),重组激活基因2(RAG-2),癌基因c-myc,原癌基因c-mos,它们由于缓慢的进化速率而被用于鸟类高级分类阶元的系统学研究中.常用的内含子标记是β纤维蛋白原基因内含子7(β-fibrinogen intron7,β-fibint7),肌红蛋白基因内含子Ⅱ(myoglobin intionⅡ).内含子标记通常与线粒体序列联合使用,形成具有互补系统发育信号的数据集,应用于各种分类阶元的系统学研究中.

鸟类分类是鸟类学其他研究领域的基础,近年来分子技术的发展,以及计算机技术的应用为鸟类分类学和鸟类系统演化研究提供了新的研究手段,给传统的系统分类研究带来了新的机遇.Tautz等于2002年首先提出运用DNA序列作为生物分类系统的主要平台,即DNA分类学(DNA Taxonomy).而Hebert等于2003年则首次提出了DNA条形码(DNA Barcoding)的概念,并对其物种分类和鉴定意义予以肯定,建议利用线粒体细胞色素C氧化酶亚单位Ⅰ(COI)的特定区段来做DNA条形编码的基础.在鸟类DNA分类方面,国内学者应用线粒体基因Cut b,COI,c-mos,c-myc,12s rRNA,16s rRNA,ND2,ND3,CR,RAG-1以及核基因myoglobin introⅡ等不同片段对很多类群进行了分类探讨和系统发育研究.但是主要集中在鸡形目及雀形目鸟类.中国是鸟类多样性极其丰富的国家,近年来很多亚种、种及以上分类阶元依然存在问题,因此,中国鸟类物种的分类地位、系统发育与演化关系等依然有很多问题等待深入研究.目前国内基于COI的鸟类分类及系统发育研究有了一些报道,但是真正的DNA条形码工作尚需继续、深入地开展.
