InAs Wires on InP （001）

The heterostructure of InAs/In0.52Al0.48As/InP is unique in that InAs wires instead of dots self-assemble in molecular beam epitaxy. These InAs wires have some distinctive features in their growth and structure. This paper summarizes the investigations of the growth and structural properties of InAs wires that have been performed in our laboratory recently.

MOCVD生长AlGaInN外延层的光学性质研究

与CMOS工艺兼容的硅高速光电探测器模拟与设计

用器件模拟的方法，设计了一种与常规CMOS工艺兼容的硅高速光电探测器，该探测器可与CMOS接收机电路单片集成，对该探测器进行了器件模拟研究，给出了该探测器的电路模型。通过MOSIS（MOS implementation support project）0.35 μm COMS工艺制做了该探测器，实际测试了该器件的频率响应和波长响应，探测器频率响应在1GH以上，峰值波长响应在0.69 μm。

Synthesis and luminescence of CdS/ZnS core/shell nanocrystals

CdS/ZnS core/shell nanocrystals were prepared from an aqueous/alcohol medium. A red shift of the absorption spectrum and an increase of the room temperature photoluminescence intensity accompanied shell growth.

MOVPE growth of GaN and LED on (111) MgAl2O4

The growth of wurtzite GaN by low-pressure metalorganic vapor-phase epitaxy on (1 1 1) magnesium aluminate (MgAl2O4) substrates have been studied. The morphological, crystalline, electrical and optical properties are investigated. A p-n junction GaN LED was fabricated on the MgAl2O4 substrate. (C) 1998 Elsevier Science B.V. All rights reserved.
