The gamma-Al2O3 films were grown on Si (100) substrates using the sources of TMA (Al (CH3)(3)) and O-2 by very low-pressure chemical vapor deposition (VLP-CVD). It has been found that the gamma-Al2O3 film has a mirror-like surface and the RMS was about 2.5nm. And the orientation relationship was gamma-Al2O3(100)/Si(100). The thickness uniformity of gamma-Al2O3 films for 2-inch epi-wafer was less than 5%. The X-ray diffraction (XRD) and reflection high-energy electron diffraction (RHEED) results show that the crystalline quality of the film was improved after the film was annealed at 1000degreesC in O-2 atmosphere. The high-frequency C-V and leakage current of Al/gamma-Al2O3/Si capacitor were also measured to verify the annealing effect of the film. The results show that the dielectric constant increased from 4 to 7 and the breakdown voltage for 65-nm-thick gamma-Al2O3 film on silicon increases from 17V to 53V.

The heteroepitaxial growth of n-type and p-type 3C-SiC on (0001) sapphire substrates has been performed with a supply of SiH4+C2H4+H-2 system by introducing ammonia (NH3) and diborane (B2H6) precursors, respectively, into gas mixtures. Intentionally incorporated nitrogen impurity levels were affected by changing the Si/C ratio within the growth reactor. As an acceptor, boron can be added uniformly into the growing 3C-SiC epilayers. Nitrogen-doped 3C-SiC epilayers were n-type conduction, and boron-doped epilayers were p-type and probably heavily compensated.

Deep-level transient spectroscopy and photoluminescence studies have been carried out on structures containing self-assembled InAs quantum dots formed in GaAs matrices. The use of n- and p-type GaAs matrices allows us to study separately electron and hole levels in the quantum dots by the deep-level transient spectroscopy technique. From analysis of deep-level transient spectroscopy measurements it follows that the quantum dots have electron levels 130 meV below the bottom of the GaAs conduction band and heavy-hole levels at 90 meV above the top of the GaAs valence band. Combining with the photoluminescence results, the band structures of InAs and GaAs have been determined. (C) 2000 Elsevier Science B.V. All rights reserved.

In this paper, we reported on the fabrication of 980 nm InGaAs/InGaAsP strained quantum-well (QW) lasers with broad waveguide. The laser structure was grown by low-pressure metalorganic chemical vapor deposition on a n(+)- GaAs substrate. For 3 mu m stripe ridge waveguide lasers, the threshold current is 30 mA and the maximum output power and the output power operating in fundamental mode are 350 mW and 200 mW, respectively. The output power from the single mode fiber is up to 100 mW, the coupling efficiency is 50%. We also fabricated 100 mu m broad stripe coated lasers with cavity length of 800 mu m, a threshold current density of 170 A/cm(2), a high slope efficiency of 1.03 W/A and a far-field pattern of 40 x 6 degrees are obtained. The maximum output power of 3.5 W is also obtained for 100 mu m wide coated lasers. (C) 2000 Elsevier Science B.V. All rights reserved.

In this contribution we report the research and development of 1.55 mu m InGaAsP/InP gain-coupled DFB laser with an improved injection-carrier induced grating and of high performance 1.3 mu m and 1.55 mu m InGaAsP/InP FP and DFB lasers for communications. Long wavelength strained MQW laser diodes with a very low threshold current (7-10 mA) have been fabricated. Low pressure MOVPE technology has been employed for the preparation of the layered structure. A novel gain-coupled DFB laser structure with an improved injection-carrier modulated grating has been proposed and fabricated. The laser structures have been prepared by hybrid growth of MOVPE and LPE techniques and reasonably good characteristics have been achieved for resultant lasers. High performance 1.3 mu m and 1.55 mu m InGaAsP/InP DFB lasers have successfully been developed for CATV and trunk line optical fiber communication.

650 nm-range AlGaInP multi-quantum well (MQW) laser diodes grown by low pressure metal organic chemical vapor deposition (LP-MOCVD) have been studied and the results are presented in this paper. Threshold current density of broad area contact laser diodes can be as low as 350 A/cm(2). Laser diodes with buried-ridge strip waveguide structures were made, threshold currents and differential efficiencies are (22-40) mA and (0.2-0.7) mW/mA, respectively. Typical output power for the laser diodes is 5 mW, maximum output power of 15 mW has been obtained. Their operation temperature can be up to 90 degrees C under power of 5 mW. After operating under 90 degrees C and 5 mW for 72 hrs, the average increments for the threshold currents of the lasers at 25 degrees C and the operation currents at 5 mW (at 25 degrees C) are (2-3) mA and (3-5) mA, respectively. Reliability tests showed that no obvious degradation was observed after 1400 hours of CW operation under 50 degrees C and 2.5 mW.

The growth of wurtzite GaN by low-pressure metalorganic vapor-phase epitaxy on (1 1 1) magnesium aluminate (MgAl2O4) substrates have been studied. Our recent studies on kinetic behaviors of gas flows are reviewed in this paper. These flows have a wide range of background, but share a common feature that the flow Knudsen number is larger than 0.01. Thus kinetic approaches such as the direct simulation Monte Carlo method are required for their description. In the past few years, we studied several micro/nano-scale flows by developing novel particle simulation approach, and investigated the flows in low-pressure chambers and at high altitude. In addition, the microscopic behaviors of a couple of classical flow problems were analyzed, which shows the potential for kinetic approaches to reveal the microscopic mechanism of gas flows.

Magnetic nanoparticles of Ni-doped cobalt ferrite [Co1-xNixFe2O4(0 <= x <= 1)] synthesized by coprecipitation route have been studied as a function of doping concentration (x) and particle size. The size of the particles as determined by X-ray diffractometer (XRD) and transmission electron microscope (TEM) analyses was found in the range 12-48 nm. The coercivity (H-C) and saturation magnetization (M-S) showed a decreasing behavior with increasing Ni concentration. M-S of all the samples annealed at 600 degrees C lies in the range 65.8-13.7 emu/gm. Field-cooled (FC) studies of the samples showed horizontal shift (exchange bias) and vertical shift in the magnetization loop. Strong decrease in exchange bias (H-b) and vertical shift (delta M) was found for low Ni concentrations while negligible decrease was found at higher concentrations. The presence of exchange bias in the low Ni-concentration region has been explained with reference to the interface spins interaction between a surface region (with structural and spin disorder) and a ferrimagnetic core region. M(T) graphs of the samples showed a decreasing trend of blocking temperature (T-b) with increasing Ni concentration. The decrease of T-b with increasing Ni concentration has been attributed to the lower anisotropy energy of Ni+2 ions as compared to Co+2 that increases the probability of the jump across the anisotropy barrier which in turn decreases the blocking temperature of the system.

The Qikou Depression is the largest hydrocarbon bearing depression in the western part of the Bohai bay basin, dominated by fan delta and lacustrine strata with volcanic and volcaniclastic rocks. In this study, the formation pressures and hydrochemistry of the formation water in the Qikou depression are investigated. It is found that a significant overpressure occurs in the Dongying (Ed) Formation and the first member (Est), the second member (Es2), the third member (Es3) of the Shahejie Formation. The pressure coefficients commonly range from 1.2 to 1.6 with the highest pressure coefficient being 1.7. The analysis of hydrochemistry data shows that the whole depression is dominated by NaHCO3 water type. The concentration of total dissolved solid (TDS) ranges from 2.13 to 53.16 g/L and shows a distinct vertical variation of salinity and ion ratios. High salinity water (TDS> 10 g/L) occurs below a depth of 2500 m, which coincides with the presence of the overpressured system. However, the increasing trend of TDS is diminished below 3500 m because the generation of organic acids in Qikou Depression is inhibited in the presence of overpressure. The analysis of the relationship among different ions indicates that the present-day characteristics of the formation water result from the albitization of feldspar and the dissolution of sodium-rich silicate minerals and halite in the different hydrochemical and pressure systems. Many garnet peridotite bodies are enclosed in ultrahigh-pressure (UHP) gneisses and/or migmatites in worldwide UHP terranes formed by subduction of continental crust. On the basis of petrochemical data, a group of garnet peridotites have been derived from depleted mantle and were subsequently metasomatized by melts and/or fluids derived from the subducted continental crust. However, their depletion and enrichment processes and tectonic evolutions are still in conflicts. New evidences for metamorphism of garnet lherzolite from Zhimafang, Donghai County, Sulu UHP terrane are reported. The garnet lherzolite have experienced a prolonged multistage metamorphic history. At least seven stages of recrystallization have been identified based on detailed analysis of reaction textures and mineral compositions. Stage I was a high-pressure and high-temperature enriched garnet lherzolite stage, which is inferred from the presence of high Ca-Cr core of garnet porphyroclast and inclusions of high-Mg clinopyroxene, high-Al-Cr orthopyroxene and high-Mg olivine. Stage II is a high-temperature and low-pressure depleted spinel-hurzbergite or spinel-dunite stage, as indicated by the presence of relict Al-rich spinel, very high-Mg and low-Ni olivine and high-Mg orthopyroxene included in the low-Cr mantle of the porphyroclastic garnet and core of fine-grained neoblastic garnet, clinopyroxene is absent in this stage. Stage III is an hydrous amphibole spinel-lherzolite stage, which recorded events of cooling and metasomatic re-enrichment, this stage is manifested by metasomatic origin of amphibole and phlogopite-bearing porphyroblastic clinopyroxene, and porphyroblastic orthopyroxene. Stage IV is a high-pressure amphibole garnet-lherzolite stage, which is indicated by the formation of low-Cr mantle of the porphyroclastic garnet and amphibole-bearing low-Cr core of neoblastic garnet. Stage V is an UHP metamorphic garnet-lherzolite stage, which is characterized by the formation of high-Cr rim of both porphyroclastic and neoblastic garnet and recrystallization of olivine, clinopyroxene and orthopyroxene in the matrix. During UHP metamorphism, the garnet lherzolite is dehydrated, hornblende decomposed to clinopyroxene and olivine. Stage VI is a high-pressure decompression amphibole garnet-lherzolite stage, indicated by formation of later coarse-grained pargasitic hornblende and phlogopite in the garnet stability field. Stage VII is a low-pressure decompression amphibole-chlorite spinel-lherzolite stage, indicated by replacement of garnet by kelyphite of high-Al orthopyroxene + aluminous spinel + tremolitic amphibole + chlorite + talc. The metamorphic evolutions of Zhimafang garnet lherzolite suggest that it displays progressive mantle wedge convection during the subduction of previous oceanic and subsequent continental slab. We propose that the Zhimafang garnet lherzolite were originated from enriched deep mantle wedge above the previously subducted oceanic slab, subduction of oceanic slab resulted in their convection to shallower back arc and sub-arc setting, decompressional melting transformed the enriched garnet-lherzolite to depleted spinel-hurzbergite or spinel-dunite, the spinel-hurzbergite or spinel dunite was then convected to the hydrous mantle wedge corner driven by corner flow and was cooled and metasomatized by slab-derived melts/fluids, and was transformed to enriched lherzolite. The lherzolites formed a downward mantle wedge layer above successively subducted continental crust. The peridotite subducted together with the underlying continental crust and suffered UHP metamorphism. Finally, the garnet-lherzolite exhumed to the earth surface together with the UHP terrane. Detailed analyses of reaction textures and mineral compositions revealed several stages of metasomatism related to continental subduction and exhumation.

Granulites from Huangtuling in the North Dabie metamorphic core complex in eastern China preserve rare mineralogical and mineral chemical evidence for multistage metamorphism related to Paleoproterozoic metamorphic processes, Triassic continental subduction-collision and Cretaceous collapse of the Dabieshan Orogen. Six stages of metamorphism are established, based on detailed mineralogical and petrological studies: (I) amphibolite facies (6.3–7.0 kbar, 520–550 °C); (II) high-pressure/high-temperature granulite facies (12–15.5 kbar, 920–980 °C); (III) cooling and decompression (4.8–6.0 kbar, 630-700 °C); (IV) medium-pressure granulite facies (7.7–9.0 kbar, 690–790 °C); (V) low-pressure/high-temperature granulite facies (4.0–4.7 kbar, 860–920 °C); (VI) retrograde greenschist facies overprint (1–2 kbar, 340–370 °C). The P–T history derived in this study and existing geochronological data indicate that the Huangtuling granulite records two cycles of orogenic crustal thickening events. The earlier three stages of metamorphism define a clockwise P–T path, implying crustal thickening and thinning events, possibly related to the assembly and breakup of the Columbia Supercontinent ca. 2000 Ma. Stage IV metamorphism indicates another crustal thickening event, which is attributed to the Triassic subduction/collision between the Yangtze and Sino–Korean Cratons. The dry lower crustal granulite persisted metastable during the Triassic subduction/collision due to lack of hydrous fluid and deformation. Stage V metamorphism records the Cretaceous collapse of the Dabieshan Orogen,possibly due to asthenosphere upwelling or removal of the lithospheric mantle resulting in heating of the granulite and partial melting of the North Dabie metamorphic core complex. Comparison of the Huangtuling granulite in North Dabie and the high-pressure (HP)–ultrahigh-pressure (UHP) metamorphic rocks in South Dabie indicates that the subducted upper (South Dabie) and lower (North Dabie) continental crusts underwent contrasting tectonometamorphic evolution during continental subduction–collision and orogenic collapse. High-pressure granulites are generally characterized by the absence of orthopyroxene. However, the Huangtuling felsic granulite rarely preserves the high-pressure granulite facies assemblage of garnet + orthopyroxene + biotite + plagioclase + K-feldspar + quartz. To investigate the effects of bulk rock composition on the stability of orthopyroxene-bearing, high-pressure granulite facies assemblages in the NCKFMASHTO (Na2O–CaO–K2O–FeO–MgO–Al2O3–SiO2–H2O–TiO2–Fe2O3) system, we constructed a series of P–T–X pseudosections based on the melt-reintegrated composition of the Huangtuling felsic high-pressure granulite. Our calculations demonstrate that the orthopyroxene-bearing, high-pressure granulite facies assemblages are restricted to low XAl [Al2O3/(Na2O + CaO + K2O + FeO + MgO + Al2O3) < 0.35, mole proportion] or high XMg [MgO/(MgO + FeO) > 0.85] felsic–metapelitic rock types. Our study also reveals that the XAl values in the residual felsic–metapelitic, high-pressure granulites could be significantly reduced by a high proportion of melt loss. We suggest that orthopyroxene-bearing high-pressure granulites occur in residual overthickened crustal basement under continental subduction–collision zones and arc–continent collision belts.

Qianmiqiao buried hill, which is a high-yield burial hill pool, was discovered at Dagang oilfield in 1998. To employ the integrated geological and geophysical research at Qianmiqiao area, it is very valuable and meaningful for the petroleum exploration of Bohai Bay Basin and even the whole country. Based on the previous results, this paper is carried out from the research on Huanghua depression, following the law, i.e. the deep part constrains the shallow, the regional constrains the local, takes the geophysical research in Qianmiqiao oilfield, discusses the formation history of burial hills, burial history, thermal history, the generated and expelling history of hydrocarbon, and migration characteristics, probes into the formation of burial hill pool. This paper uses the gravity and magnetic methods which are based on potential field, with natural sources, configures the inner structure of the earth according to the difference in the density and magnetism of the rock. The geophysical characteristics of Dagang oil field is that it is an area with positive Buge gravity anomal. The upheaval of Moho boundary is in mirror symmetry with the depression of the basin's basement. The positive and negative anomaly distributein axis symmetry, and the orientation is NNE. The thickness of the crust gradually reduces from west to east, from land to sea. The depth gradient strip of Curie surface is similar to Moho boundary, whereas their local buried depth is different. Local fractures imply that the orientation of base rock fractures is NNE-NE, and the base rock is intersected by the fractures of the same/ later term, whose orientation is NW, so the base rock likes rhombic mosaic. The results of tomography show that there exists significant asymmetry in vertical and horizontal direction in the velocity configuration of Huanghua depression. From Dezhou to Tianjin, there exits high-speed block, which extends from south to north. The bottom of this high-speed block is in good agreement with the depth of Moho boundary. Hence we can conclude that the high-speed block is actually the crystal basement. According to seismic data, well data and outcrop data, Huanghua depression can be divided into four structure layers, i.e. Pi,2-T, Ji,2-K, E, N-Q. Qianmiqiao burial hills undergo many tectonic movement, where reverse faults in developed in inner burial hill from Indosinian stage to Yanshanian stage, the normal faults extended in Himalayan stage. Under the influence of tectonic movements, the burial hills show three layers, i.e. the reverse rushing faults in buried hills, paleo-residual hill, and extended horst block. The evolution of burial hills can be divided into four stages: steady raising period from Calenonian to early Hercynian, rushing brake drape period from Indosinian to middle Yanshanian, block tilting period in early Tertiary, and heating depression period from late Tertiary to Quaternary. The basin modeling softwares BasinMod 1-D and Basin 2-D, which are made by PRA corporation, are used in this paper, according to the requirement, corresponding geological model is designed. And we model the burial history, thermal history, hydrocarbon generation and hydrocarbon expelling history of Qianmiqiao area. The results show that present bury depth is the deepest in the geological history, the sedimentary rate of Tertiary is highest and its rising rate of temperature rate is higher. During sedimentary history, there is no large erosion, and in the Tertiary, the deeper sediment was deposited in large space, therefore it is in favor of the conservation and transformation of oil and gas. The thermal research shows that the heat primarily comes from basement of the basin, present geotherm is the highest temperature in the geological history. Major source rock is the strata of ES3, whose organic is abundant, good-typed, maturative and of high-expulsive efficiency. The organic evolution of source rock of O has come to the overmature stage, the evolving time is long and the source rock can be easily destroyed. Therefore it is more difficult for the O formation source rock to form the huge accumulation of oil and gas than Es3 formation. In the research of oil assembling, we first calculated the characteristics of the fluid pressure of single well, then analyzed the distribution of the surplus fluid pressure of each formation and profile, and probe the first hydrocarbon migration situation and the distribution of pressure system of buried hill pool. In every formation, the pressure system of each burial hill has its own characteristics, e.g. high pressure or low pressure. In the research of secondary migration, the fluid potential is calculated while the relative low potential area is figured out. In Qianmiqiao area, the west margin faults have the low potential, and hence is the favorable reconnoiter belt.

Using Monte Carlo simulations we study a coarsegrained model of a water layer confined in a fixed disordered matrix of hydrophobic nanoparticles at different particle concentrations c. For c = 0 we find a 1st order liquidliquid phase transition (LLPT) ending in one critical point at low pressure P. For c > 0 our simulations are consistent with a LLPT line ending in two critical points at low and high pressure. For c = 25% at high P and low temperature T we find a dramatic decrease of compressibility, thermal expansion coefficient, and specific heat. Surprisingly, the effect is present also for c as low as 2.4%. We conclude that even a small presence of nanoscopic hydrophobes can drastically suppress thermodynamic fluctuations, making the detection of the LLPT more difficult.
