利用液封直拉法(LEC)生长了直径50mm〈100〉和(111〉晶向的InAs单晶.分析研究了n型杂质Sn,S和p型杂质Zn,Mn的分凝特性、晶格硬化作用、掺杂效率等.利用X射线双晶衍射分析了晶体的完整性.对InAs晶片的抛光、化学腐蚀和清洗进行了分析,在此基础上实现了抛光晶片的开盒即用(EPI—READY).

现在普遍采用ITO薄膜(In_2O_3:Sn)作为太阳电池的窗口材料,但由于In资源的稀缺,使太阳能电池的成本增加。Zn-O是一种低成本材料,具有良好的电学、光学特性,因此可代替ITO薄膜作为窗口材料。由于ZnO/n-Si异质结太阳电池的转化效率为6.9%~8.5%,而ITO光电转换效率为12%~15%,采用液态源掺杂方法,取得较好效果,证实了掺P、B对纳米ZnO薄膜提高导电性是有效的。本文利用扫描俄歇探针等手段研究分析了掺P、B随热处理温度的变化对纳米Zn-O薄膜电学特性的影响。在研制过程中,对掺入P、B的纳米Zn薄膜,曾采用X射线衍射议进行分析,其结果未见P、B。

利用光热电离谱技术研究了4.5K下高纯n-GaAs外延材料的远红外光电导响应谱。给出CPE法和VPE法生长的高纯GaAs材料残留浅施主杂质分别是S、SnSn、P等杂质。实验结果表明本所高纯GaAs组采用的LPE生长技术能有效抑制杂质Si和Sn的沾污。

The Principle of optical thin film was used to calculate the feasibility of improving the light extraction efficiency of GaN/GaAs optical devices by wafer-bonding technique. The calculated results show that the light extraction efficiency of bonded samples can be improved by 2.66 times than the as-grown GaN/GaAs samples when a thin Ni layer was used as adhesive layer and Ag layer as reflective layer. Full reflectance spectrum comparison shows that reflectivity for the incident light of 459.2 nm of the bonded samples was improved by 2.4 times than the as-grown samples, which is consistent with the calculated results.

本论文以牛奶为原料分离出42株球菌,经鉴定其中15株为乳链球菌(Streptococcus lactis)。对15株乳链球菌进行Nisin效价测定后,确定SN-21为诱变的出发菌株(598.1IU/ml,NO.95培养基),经过硫酸二乙酯和紫外线的多次诱变后,选育出一株Nisin高产菌株(1514IU/ml,CM培养基),命名为S. L. 21 (Streptococcus lactis 21)。通过对S. L. 21发酵条件的选优,其Nisin效价达到1862IU/ml。采用紫外吸收光谱法确定S. L. 21发酵产物中的抑菌物质为Nisin。在Nisin高产菌株选育的同时,开创了Nisin应用于蕨菜罐头的加工贮藏研究。通过在蕨菜罐头中添加0.1g/kg的Nisin,降低了蕨菜罐头的杀菌温度(100 ℃)和杀菌时间(15min),保证了蕨菜的品质,提高了蕨菜罐头的贮藏安全性,这为低酸易软烂野生蔬菜食品的加工贮藏提供了一条重要途径。100 ℃,15min杀菌条件下,在加工的蕨罐头中,未添加Nisin的处理和添加苯甲酸钾(1.0g/kg)的处理,均出现胀罐,爆罐现象。经分析确定蕨菜罐头胀罐原因是由污染的细菌产气引起的。通过分离污染菌优势类群得到8株芽孢杆菌,经系统的细菌学鉴定,4~#菌株为巨大芽孢杆菌(Bacillus megaterium),8~#菌株为短小芽孢杆菌(Bacillus pumilus),其余为枯草芽孢杆菌(Bacillus subtilis)。经进一步产气试验证明5~#菌株产气快,产气量大,是引起蕨菜罐头胀罐的污染优势种,经研究发现蕨菜罐头污染菌优势种是一种枯草芽孢杆菌的新变种,命名为枯草芽孢杆菌嗜热耐盐新变种(Bacillus sutilis n. var. sp.),这株新变种具有耐热(90 ℃),耐盐(10%NaCl),产生的特点。对蕨菜罐头污染菌优势种(5~#)进行防腐剂抑菌试验发现其对Nisin敏感(MIC 500ppm),而对苯甲酸钠(MIC 1.5%)和山梨酸钾(MIC 3%)不敏感,抑菌率试验进一步证明,在允许应用范围内,只有Nisin对蕨菜罐头防腐有良好的效果,而苯甲酸钠和山梨酸钾抑菌效果均不理想。在Nisin对污染菌优势种(5~#)的溶菌作用试验中,通过电镜可以观察到,Nisin的作用首先是破坏细胞壁,细胞膜,造成细胞内物质外流,严重溶菌结果,导致污染细菌死亡。以上关于Nisin应用于蕨菜罐头防腐,蕨菜罐头污染菌优势类群的分析,污染菌优势种的研究的试验结果均为国内外首次报导。总之,通过在蕨菜罐头中添加Nisin来抑制污染菌优势种的生长敏殖,进而达到降低杀菌强度的目的,对于保证蕨菜固有的品质及今后蕨菜等野生资源的开发具有重要的意义。

By employing poly(ethylene glycol) (PEG) shielding and a polymer cushion to achieve air stability of the lipid membrane, we have analyzed PEG influence on dried membranes and the interaction with cholesterol. Small unilamellar vesicles (SUVs) formed by the mixture of 1,2-dimyristoylphosphatidylcholine (DMPC) with different molar fraction of 1,2-distearoyl-sn-glycero-3-phosphoethanolamine-N-[methoxy(poly(ethylene glycol))-2000] (DSPE-PEG(2000)) adsorb and fuse into membranes on different polymer-modified silicon dioxide surfaces, including chitosan, poly(L-lysine) (PLL), and hyaluronic acid, Dried membranes arc further examined by ellipsometer and atomic force microscopy (AFM). Only chitosan can support a visible and uniform lipid array. The thickness of dry PEGylated lipid membrane is reduced gradually as the molar fraction of PEG increases. AFM scanning confirms the lipid membrane stacking for vesicles containing low PEG, and only a proper amount of PEG can maintain a single lipid hi lover; however, the air stability of the membrane will be destroyed if overloading. PEG. Cholesterol incorporation can greatly improve the structural stability of lipid membrane, especially for those containing high molar fraction of PEG. Different amounts of cholesterol influence the thickness and surface morphology of dried membrane.

Within the transport model IBUU04, we investigate the double neutron/proton ratio of free nucleons taken from two reaction systems using two Sn isotopes at the beam energy of 50MeV/nucleon and with the impact parameters 2 fm, 4 fm and 8 fm, respectively. It is found that the double neutron/proton ratio from peripheral collisions is more sensitive to the density dependence of the symmetry energy than those from mid-central and central collisions.

本实验是在中国科学院兰州近代物理研究所,国家实验室的重离子加速器上完成的.实验用OR-TEC公司生产的HPGe X射线探测器测量了84.5 MeV的12C4+离子轰击Cu,Mo,Ag,Cd,In,Sn,W和Au金属靶产生的K壳层特征X射线谱,计算了Kβ与Kα-X射线强度的比值,并将结果与Scofield用Hartree-Fock-Slater模型计算出的理论值与用其它方法(如:衰变幅射,用光子,电子,质子等粒子与靶相互作用)得到的实验值进行了比较.比较结果表明用84.5 MeV的12C4+离子轰击Cu,Mo,Ag,Cd,In,Sn,W和Au金属靶产生的Kβ与K-αX射线强度比值比理论值和其它实验值要大许多.

报道了35MeV/u ~(36)Ar+~(112,124)Sn反应中用于中等质量碎片(IMF)(3≤Z≤5)关联函数测量的ΔE(Si)+E(BGO)望远镜阵列的测试结果。实验表明该探测器阵列的几何安排有利于提高小角关联测量中的动量分辨,可用于IMF发射时标的同位旋依赖性的研究。

基于同位旋和动量依赖的强子输运模型IBUU04,采用两种具有不同密度依赖的对称能研究了~(132)Sn+~(124)Sn反应系统在400MeV/A,600MeV/A,800MeV/A三种不同碰撞能量下中快度发射核子中-质比随横动量的变化关系.发现发射核子中-质比在低横动量端非常敏感于对称能,发射核子中-质比的强度随碰撞能量的降低而增强.并且发射核子中-质比对对称能的敏感性随着碰撞能量的增大而降低,在高横动量端尤为明显,在碰撞能量为400MeV/A时,自由核子中-质比对对称能的敏感性最为明显.

基于同位旋和动量依赖的强子输运IBUU04模型,研究了~(132)Sn+~(124)Sn碰撞系统中的质子椭圆流对对称能的敏感关系.研究发现入射能量从每核子400MeV到800MeV时质子椭圆流在低横动量端对对称能的敏感性高于高横动量端,同时发现随着入射能量的增大,质子椭圆流对对称能的敏感性在降低.在研究入射能量范围内,当入射能量为每核子400MeV左右时质子椭圆流对对称能最为敏感.

利用同位旋和动量相关的输运模型IBUU,以Sn,Sn同位素在低能与高能碰撞为例,在两种不同的对称势作用下,研究了重离子碰撞中的对称势翻转现象.我们发现从低能到高能在同位旋相分化、发射核子的中-质比、发射核子的双n/p比,中-质微分横向流观测量中均存在对称势翻转现象.对称势翻转效应的研究有利于确定对称能的密度依赖性.

利用重离子融合蒸发反应12 2 Sn(11B ,5n2p)布居了双奇核12 6 I的激发态 ,首次建立了具有集体带结构特征的能级纲图 ,其中包括 2 0条新γ跃迁 .所建能级纲图的核素归属指定得到了核反应12 4 Sn(7Li,5n)的交叉支持 .简单讨论了所建带结构的可能组态 .
