Room-temperature microwave (MW) oscillations are observed in GaAs/AlAs (10 nm/2 nm) doped weakly coupled superlattices (SLs) in the first plateau of the I-V curve. Oscillations induced by sequential resonant tunneling are detected in a temperature range from 15 to 300 K by applying DC bias on the Si, diodes. The temperature dependence of current at small fixed bias voltage is also measured. Through analysis, it is found that the dominant transport mechanisms are sequential resonant tunneling and phonon-assisted tunneling when the temperature is below 300 K. The low bias voltage at which oscillations are realized is helpful to restrain thermionic emission through the X valley of AlAs barriers in the room-temperature transport. The behavior of room temperature self-sustained current oscillations resulting from sequential resonance tunneling in a doped weakly-coupled GaAs/AlAs superlattice (SL) is investigated under hydrostatic pressure. From atmosphere pressure to 6.5 kbar, oscillations exist in the whole plateau of the I-V curve and oscillating characteristics are affected by the pressure. When hydrostatic pressure is higher than 6.5 kbar, the current oscillations are completely suppressed although a current plateau still can be seen in the I-V curve. The plateau disappears when the pressure is close to 13.5 kbar. As the main effect of hydrostatic pressure is to lower the X point valley with respect to Gamma point valley, the disappearance of oscillation and the plateau shrinkage before Gamma - X resonance takes place are attributed to the increases of thermoionic emission and nonresonant tunneling components determined by the lowest Gamma - X barrier height in GaAs/AlAs SL structure.

We report on a magnetophotoluminescence study of single self-assembled semiconductor nanorings which are fabricated by molecular-beam epitaxy combined with AsBr3 in situ etching. Oscillations in the neutral exciton radiative recombination energy and in the emission intensity are observed under an applied magnetic field. Further, we control the period of the oscillations with a gate potential that modifies the exciton confinement. We infer from the experimental results, combined with calculations, that the exciton Aharonov-Bohm effect may account for the observed effects.

Based on the phase-conjugate polarization interference between two one-photon processes. When the laser has broadband linewidth, the sum-frequency polarization beat (SFPB) signal shows the autocorrelation of SFPB exhibits hybrid radiation-matter detuning terahertz damping oscillation. As an attosecond ultrafast modulation process, it can be extended intrinsically to any sum-frequency of energy-levels. We have observed periodic current and capacitance oscillations with increasing bias on doped GaAs/AlAs superlattices at a temperature of 77 K. The maximum of the observed capacitance is larger than usual geometric capacitances in superlattices, being comparable to the quantum capacitance of the two-dimensional (2D) electron system proposed by Luryi. A model based on well-to-well sequential resonant tunneling due to the movement of the boundary between the electric field domains in superlattice was proposed to explain the origin of the giant capacitance oscillations. It was demonstrated that the capacitance at the peaks of capacitance-voltage (C-V) characteristics reflects the quantum capacitance of the space-charge region at the boundary between the domains (a novel 2D electron system).

We have used the rectangular confinement potential to describe Shubnikov-deHaas oscillations produced by one-dimensional electrons confined in deep mesa structures. The edge distortion of the confinement potential caused by electrostatic image forces is taken into account. The model contains no fitting parameters and relates well with experimental data. We have studied the sequential resonant tunneling of doped weakly coupled GaAs/AlAs superlattices under hydrostatic pressure up to 4.5 kbar. The pressure coefficient obtained from the experiment, 15.3 meV/kbar, provides a strong evidence for the formation of the electric field domain due to Gamma-X sequential resonant tunneling, At the same time, we have observed the transition between two kinds of sequential resonant tunneling processes within the pressure range from 0 to 4.5 kbar, where the transition pressure between Gamma-Gamma and Gamma-X sequential resonant tunneling is P-t similar to 1.6 kbar. For P < P-t, the electric field domain is formed by Gamma-Gamma sequential resonant tunneling, while for P > P-t, the electric field domain is preferably formed by Gamma-X sequential resonant tunneling. The magnetotransport properties of the two-dimensional (2D) electron gas confined in a modulation-doped Zn0.80Cd0.20Se/ZnS0.06Se0.94 single quantum well structure were studied at temperatures down to 0.35 K in magnetic fields up to 7.5 T. Well resolved 2D Shubnikovde Haas (SdH) oscillations were observed, although the conductivity of the sample in the as grown state was dominated by a bulk parallel conduction layer. After removing most of the parallel conduction layer by wet chemical etching the amplitude and number of SdH oscillations increased. From the temperature dependence of the amplitude the effective mass of the electrons was estimated as 0.17 m(0). Copyright (C) 1996 Published by Elsevier Science Ltd

We have observed the transition from static to dynamic electric field domain formation induced by a transverse magnetic field and the sample temperature in a doped GaAs/AlAs superlattice. The observations can be very well explained by a general analysis of instabilities and oscillations of the sequential tunnelling current in superlattices based solely on the magnitude of the negative differential resistance region in the tunnelling characteristic of a single barrier. Both increasing magnetic field and sample temperature change the negative differential resistance and cause the transition between static and dynamic electric field domain formation. We established a theoretical framework for studying nonequilibrium networks with two distinct natures essential for characterizing the global probabilistic dynamics: the underlying potential landscape and the corresponding curl flux. We applied the idea to a biochemical oscillation network and found that the underlying potential landscape for the oscillation limit cycle has a distinct closed ring valley (Mexican hat-like) shape when the fluctuations are small. This global landscape structure leads to attractions of the system to the ring valley.

Well-dated, high-resolution records of planktonic foraminifera and oxygen isotopes from two sediment cores, A7 and E017, in the middle Okinawa Trough reveal strong and rapid millennial-scale climate changes since similar to 18 to 17 thousand years before present (kyr B.P.). Sedimentation rate shows a sudden drop at similar to 11.2 cal. kyr B.P. due to a rapid rise of sea level after the Younger Dryas (YD) and consequently submergence of the large continental shelf on the East China Sea (ECS) and the retreat of the estuary providing sediment to the basin. During the last deglaciation, the relative abundance of warm and cold species of planktonic foraminifera fluctuates strongly, consistent with the timing of sea surface temperature (SST) variations determined from Mg/Ca measurements of planktonic foraminifera from one of the two cores. These fluctuations are coeval with climate variation recorded in the Greenland ice cores and North Atlantic sediments, namely Heinrich event 1 (H1), Bolling-Allerod (B/A) and YD events. At about 9.4 kyr B.P., a sudden change in the relative abundance of shallow to deep planktonic species probably indicates a sudden strengthening of the Kuroshio Current in the Okinawa Trough, which was synchronous with a rapid sea-level rise at 9.5-9.2 kyr B.P. in the ECS, Yellow Sea (YS) and South China Sea (SCS). The abundance of planktonic foraminiferal species, together with Mg/Ca based SST, exhibits millennial-scale oscillations during the Holocene, with 7 cold events (at about 1.7, 2.3-4.6, 6.2, 7.3, 8.2, 9.6, 10.6 cal. kyr BP) superimposed on a Holocene warming trend. This Holocene trend, together with centennial-scale SST variations superimposed on the last deglacial trend, suggests that both high and low latitude influences affected the climatology of the Okinawa Trough. The main modes of interannal variabilities of thermocline and sea surface wind stress in the tropical Pacific and their interactions are investigated, which show the following results. (1) The thermocline anomalies in the tropical Pacific have a zonal dipole pattern with 160 W as its axis and a meridional seesaw pattern with 6-8 degrees N as its transverse axis. The meridional oscillation has a phase lag of about 90 to the zonal oscillation, both oscillations get together to form the El Nino/La Nina cycle, which behaves as a mixed layer water oscillates anticlockwise within the tropical Pacific basin between equator and 12 degrees N. (2) There are two main patterns of wind stress anomalies in the tropical Pacific, of which the first component caused by trade wind anomaly is characterized by the zonal wind stress anomalies and its corresponding divergences field in the equatorial Pacific, and the abnormal cross- equatorial flow wind stress and its corresponding divergence field, which has a sign opposite to that of the equatorial region, in the off-equator of the tropical North Pacific, and the second component represents the wind stress anomalies and corresponding divergences caused by the ITCZ anomaly. (3) The trade winds anomaly plays a decisive role in the strength and phase transition of the ENSO cycle, which results in the sea level tilting, provides an initial potential energy to the mixed layer water oscillation, and causes the opposite thermocline displacement between the west side and east side of the equator and also between the equator and 12 degrees N of the North Pacific basin, therefore determines the amplitude and route for ENSO cycle. The ITCZ anomaly has some effects on the phase transition. (4) The thermal anomaly of the tropical western Pacific causes the wind stress anomaly and extends eastward along the equator accompanied with the mixed layer water oscillation in the equatorial Pacific, which causes the trade winds anomaly and produces the anomalous wind stress and the corresponding divergence in favor to conduce the oscillation, which in turn intensifies the oscillation. The coupled system of ocean-atmosphere interactions and the inertia gravity of the mixed layer water oscillation provide together a phase-switching mechanism and interannual memory for the ENSO cycle. In conclusion, the ENSO cycle essentially is an inertial oscillation of the mixed layer water induced by both the trade winds anomaly and the coupled ocean-atmosphere interaction in the tropical Pacific basin between the equator and 12 degrees N. When the force produced by the coupled ocean-atmosphere interaction is larger than or equal to the resistance caused by the mixed layer water oscillation, the oscillation will be stronger or maintain as it is, while when the force is less than the resistance, the oscillation will be weaker, even break.
