Mg-doped GaN layers prepared by metalorganic chemical vapor deposition were annealed at temperatures between 550 and 950℃. Room temperature (RT) Hall and photoluminescence (PL) spectroscopy measurements were performed on the as-grown and annealed samples. After annealing at 850℃, a high hole concentration of 8 × 10~(17) cm~(-3) and a resistivity of 0. 8lΩ·cm are obtained. Two dominant defect-related PL emission bands in GaN.. Mg are investigated; the blue band is centered at 2. 8eV (BL) and the ultraviolet emission band is around 3.27eV (UVL). The relative intensity of BL to UVL increases after annealing at 550℃, but decreases when theannealing temperature is raised from 650 to 850℃, and finally increases sharply when the annealing temperature is raised to 950C. The hole concentration increases with increased Mg doping, and decreases for higher Mg doping concentrations. These results indicate that the difficulties in achieving high hole concentration of 10~(18)cm~(-3) appear to be related not only to hydrogen passivation, but also to self-compensation.

用MOCVD技术在50mm蓝宝石衬底(0001)面上生长了GaN∶Mg外延膜,对样品进行热退火处理并作了Hall、双晶X射线衍射(DCXRD)和室温光致发光谱(PL)测试.Hall测试结果表明,950℃退火后空穴浓度达到5×1017cm-3以上,电阻率降到2.5Ω·cm;(0002)面DCXRD测试发现样品退火前、后的半峰宽均约为4′;室温PL谱中发光峰位于2.85eV处,退火后峰的强度比退火前增强了8倍以上,表明样品中大量被H钝化的受主Mg原子在退火后被激活.

The annealing of Mg-doped GaN with Pt and Mo layers has been found to effectively improve the hole concentration of such material by more than 2 times as high as those in the same material without metal. Compared with the Ni and Mo catalysts, Pt showed good activation effect for hydrogen desorption and ohmic contact to the Ni/Au electrode. Despite the weak hydrogen desorption, Mo did not diffuse into the GaNepilayer in the annealing process, thus suppressing the carrier compensation phenomenon with respect to Ni and Pt depositions, which resulted in the high activation of Mg acceptors. For the GaN activated with the Ni, Pt, and Mo layers, the blue emission became dominant, followed by a clear peak redshift and the degradation of photoluminescence signal when compared with that of GaN without metal.

针对蚕豆根尖微核试验方法现存的问题并结合土壤自身的特性,进行了蚕豆微核试验方法改进的试验研究。在此基础上,本文选择蚕豆幼苗次生根根尖为供试材料,以细胞有丝分裂指数(MI)、染色体畸变率(CAF)和微核率(MNF)为试验指标,开展了我国典型土壤(红壤、棕壤和黑土)中低剂量(0~10 mg•kg-1)镉污染遗传毒性剂量-效应关系研究。研究针对蚕豆根尖微核遗传毒性评价指标“污染指数”的缺陷,首次提出“毒性指数”。“毒性指数”将有丝分裂指数、染色体畸变率和微核率指标所得数据结合,评价土壤镉遗传毒性水平。与此同时,研究选择蚕豆幼苗叶片为供试材料,进行了以抗氧化酶活性(SOD、POD和CAT)和植物激素含量(ABA、GA3和Z&ZR)为指标的镉污染胁迫生态毒理试验研究,并比较了上述三类指标对土壤镉污染的毒性响应及敏感性。 蚕豆根尖微核方法改进试验结果表明,在三种备选试验材料中,蚕豆初生根、次生根根尖细胞和芽尖细胞均对镉胁迫响应显著。与芽尖细胞相比,根尖细胞MI、CAF和MNF之间具有较好的相关性;而次生根尖细胞比与初生根尖细胞对镉响应更敏感,遗传毒性效应显著相关。在上述方法学研究基础上,将蚕豆幼苗次生根根尖微核试验应用到典型土壤镉污染的研究中,结果表明,同一剂量下,红壤中镉的遗传毒性效应最强,棕壤次之,黑土最不显著。土壤pH值与有机质含量对镉的遗传毒性影响较大。 抗氧化防御酶活性试验结果表明,POD和SOD在0~10 mg•kg-1镉浓度范围内先升高后降低,对镉毒性的指示效果最明显;CAT反应与SOD、POD相反,其作用机理有待进一步探讨。植物激素试验结果表明,ABA和Z&ZR对镉胁迫响应敏感,其含量与镉浓度存在良好的剂量-效应关系;GA3随着镉浓度的增加表现出无规律性,表明它对污染物的响应具有选择性。 试验数据显示,不同指标对镉胁迫均具有响应,但响应的域值及敏感度不同。比较而言,蚕豆根尖微核遗传毒性指标指示效应更明显。将各指标联合使用可使土壤镉污染的遗传和生态毒性诊断更为全面、有效。本研究为土壤镉污染早期诊断敏感指标筛选及指标组合提供了实验依据,为土壤重金属污染早期诊断奠定试验和理论基础。

讨论了目前有关2 2 Na(p ,γ) 2 3Mg反应的实验研究工作 ,结合兰州放射性束流线上的放射性束流2 3Al的β+延发质子衰变实验的测量结果 ,给出了2 3Al延发衰变的质子能谱 ,并比较了近期实验给出的相关能级的自旋、宇称值 ,正是由于这种自旋、宇称和能级部分宽度的不确定性 ,导致了反应率计算的不确定性 .计算了同位旋相似态的共振强度 .对于测量到的新的延发衰变能级Ed =8.91 6MeV ,由于没有相应的能级宽度值 ,实验仅给出其相对共振强度值

The excited states in 22Mg have been investigated by the resonant elastic scattering of 21Na + p. A 4.0 MeV/nucleon 21Na beam was separated by the Center for Nuclear Study (CNS) radioactive ion beam separator (CRIB) and then used to bombard a thick (CH2)n target. The energy spectra of recoiled protons were measured at scattering angles of θc.m. ≈ 172◦ , 146◦, and 134◦, respectively. A wide energy-range of excitation function in 22Mg (up to Ex ∼ 8.9 MeV) was obtained simultaneously with a thick-target method, and a state at 7.06 MeV was newly observed. The resonant parameters were deduced from an R-matrix analysis of the center-of-mass (c.m.) differential cross-section data with a SAMMY-M6-BETA code. The astrophysical resonant reaction rate for the 18Ne(α,p)21Na reactionwas recalculated based on the present parameters. Generally speaking, the present rates are much smaller than the previous ones.

Hyperfine quenching rates of the 3s3p P-3(0) level in Mg-like ions were calculated using the GRASP2K package based on the multi-configuration Dirac-Hartree-Fock method. Valence and core-valence correlation effects were accounted for in a systematic way. Breit interactions and QED effects were included in the subsequent relativistic CI calculations. Calculated rates were compared with other theoretical values and with experiment, and a good agreement with the latest experimental value for the Al-27(+) ion (Rosenband et al 2007 Phys. Rev. Lett. 98 220801) was found. Furthermore, we showed in detail the contributions from Breit interaction and QED effects to concerned physical properties. Finally, electronic data were presented in terms of a general scaling law in Z that, given isotopic nuclear spin and magnetic moment, allows hyperfine-induced decay rates to be estimated for any isotope along the isoelectronic sequence.

The photoionization cross sections of the ground level (3s(2) S-1(0)) of atomic Mg have been studied theoretically in the energy region between the Mg+(3s) and Mg+(3p) threshold using the fully relativistic R-matrix method. The positions and widths of resonances have also been obtained and compared with a recent experiment (Wehlitz et al 2007 J. Phys. B 40 2385). Excellent agreement is shown between our theoretical calculations and experimental measurements. In the present calculations, five Rydberg series of doubly excited states have been exhibited, i.e. 3pns P-1, 3pnd P-1, 3pns P-3, 3pnd D-3 and 3pnd P-3, where 3pnd P-3 are confirmed as the fifth series in contrast to the previous theoretical results.
