Perpendicular transport in a specially designed, doped and weakly coupled GaAs/AlAs superlattice is investigated. A linear current-voltage at a bias within +/-10 mV and a negative differential velocity effect at a bias of about +/-40 mV are observed at low temperatures. The miniband conductance near zero electric field is studied as a function of temperature. It is found that the measured conductance increases slightly as the temperature increases to about 30 K, decreases as the temperature rises from 30 K to 70 K, and then increases strongly above 70 K, indicating the existence of a mobility gap.

This paper presents a wide tuning range CMOS frequency synthesizer for a dual-band GPS receiver,which has been fabricated in a standard 0.18μm RF CMOS process. With a high Q on-chip inductor, the wide-band VCO shows a tuning range from 2 to 3.6GHz to cover 2.45 and 3.14GHz in case of process corner or temperature variation,with a current consumption varying accordingly from 0.8 to 0.4mA,from a 1.8V supply voltage. Measurement results show that the whole frequency synthesizer consumes very low power of 5.6mW working at L1 band with in-band phase noise less than - 82dBc/Hz and out-of-band phase noise about - ll2dBc/Hz at 1MHz offset from a 3. 142GHz carrier. The performance of the frequency synthesizer meets the requirements of GPS applications very well.

Material growth and device fabrication of the first 1.3μm quantum well (QW) edge emitting laser diodes in China are reported. Through the optimization of the molecular beam epitaxy (MBE) growth conditions and the tuning of the indium and nitrogen composition of the GalnNAs QWs, the emission wavelengths of the QWs can be tuned to 1.3μm. Ridge geometry waveguide laser diodes are fabricated. The lasing wavelength is 1.3μm under continuous current injection at room temperature with threshold current of 1kA/cm^2 for the laser diode structures with the cleaved facet mirrors. The output light power over 30mW is obtained.

Low threshold current and high temperature operation of 650nm AlGaInP quantum well laser diodes grown by low pressure metal organic chemical vapor deposition (LP-MOCVD) are reported in this paper. 650nm laser diodes with threshold current as low as 22-24mA at room temperature, and the operating temperature over 90 degrees C at CW output power 5 mW were achieved in this study. These lasers are stable during 72 hours burn in under 5mW at 90 degrees C.

Photoluminescence (PL) was investigated in undoped GaN from 4.8 K to room temperature. The 4.8 K spectra exhibited recombinations of free exciton, donor-acceptor pair (DAP), blue and yellow bands (Ybs). The blue band (BB) was also identified to be a DAP recombination. The YB was assigned to a recombination from deep levels. The energy-dispersive X-ray spectroscopy show that C and O are the main residual impurities in undoped GaN and that C concentration is lower in the epilayers with the stronger BB. The electronic structures of native defects, C and O impurities, and their complexes were calculated using ab initio local-density-functional (LDF) methods with linear muffin-tin-orbital and 72-atomic supercell. The theoretical analyses suggest that the electron transitions from O-N states to C-N and to V-Ga states are responsible for DAP and the BB, respectively, and the electron transitions between the inner levels of the C-N-O-N complex may be responsible for the YB in our samples. A modeling study is conducted to investigate the plasma flow and heat transfer characteristics of low-power (kW class) arc-heated thrusters (arcjets) with 2:1 hydrogen/nitrogen to simulate decomposed hydrazine as the propellant. The all-speed SIMPLE algorithm is employed to solve the governing equations, which take into account the effects of compressibility, the Lorentz force and Joule heating, as well as the temperature- and pressure-dependence of the gas properties. Typical computed results about the temperature, velocity and Mach number distributions within arcjet thruster are presented for the case with arc current of 9 A and inlet stagnant pressure of 3.3×105 Pa to show the flow and heat transfer characteristics. It is found that the propellant is heated mainly in the near-cathode and constrictor region, with the highest plasma temperature appearing near the cathode tip, and the flow transition from the subsonic to supersonic regime occurs within the constrictor region. The effect of gas viscosity on the plasma flow within arcjet thruster is examined by an additional numerical test using artificially reduced values of gas viscosity. The test results show that the gas viscosity appreciably affects the plasma flow and the performance of the arcjet thruster for the cases with the hydrazine or hydrogen as the propellant. The integrated axial Lorentz force in the thruster nozzle is also calculated and compared with the thrust force of the arcjet thruster. It is found that the integrated axial Lorentz force is much smaller than the thrust force for the low-power arcjet thruster. Modeling results for the NASA 1-kW class arcjet thruster with simulated hydrazine as the propellant are found to be reasonably consistent with available experimental data.

A high detection efficiency calorimeter which is used to detect gamma-rays with energies from 1 MeV up to 10 MeV as well as light charged particles has been proposed. Design of the geometry, results of the crystal tests and Monte Carlo simulations are presented in this paper. The simulation results confirm that the calorimeter can obtain high detection efficiency and good energy resolution with the current designed geometry. And the calorimeter is competent for the future External Target Facility (ETIF) experiments.

Electrodeposition of silver nanostructures on a polyamidoamine (PAMAM) dendrimers-modified surface has been reported. The assembled PAMAM monolayer film was used as a substrate for electrodeposition. We found that the PAMAM dendrimers obviously affected nucleation growth and silver nanostructures (spherical, dendritic and "fish bone" shapes) were obtained, which were different from those deposited on unmodified surfaces. It was attributed to the unique structures and properties of PAMAM dendrimers compared with linear polymers.

A novel glucose biosensor based on immobilization of glucose oxidase (GOD) in thin films of polyethylenimine-functionalized ionic liquid (PFIL), containing a mixture of carbon nanotubes (CNT) and gold nanoparticles (AuNPs) and deposited on glassy carbon electrodes, was developed. Direct electrochemistry of glucose oxidase in the film was observed, with linear glucose response up to 12 mM. The PFIL-stabilized gold nanoparticles had a diameter of 2.4 +/- 0.8 nm and exhibited favorable stability (stored even over one month with invisible change in UV-vis spectroscopic measurements).

We first reported that polyvinylpyrrolidone-protected graphene was dispersed well in water and had good electrochemical reduction toward O-2 and H2O2. With glucose oxidase (GOD) as an enzyme model, we constructed a novel polyvinylpyrrolidone-proteeted graphene/polyethylenimine-ftmctionalized ionic liquid/GOD electrochemical biosensor, which achieved the direct electron transfer of GOD, maintained its bioactivity and showed potential application for the fabrication of novel glucose biosensors with linear glucose response up to 14 mM.

The synthesis and electrochemical and photophysical study of a series of bis-cyclometalated iridium(III) complexes based on quinoline ligands have been carried out. These complexes are found to emit red-orange to deep red phosphorescence with high quantum yield and short lifetime. The red organic light-emitting diodes (OLEDs) with the external quantum efficiency up to 11.3% were demonstrated. Slow decay of efficiency with increasing current density was observed. These indicate that quinoline-based iridium complexes are promising candidates for efficient red emitters.

Four phenothiazines, promethazine, dioxypromethazine, chlorpromazine, and trifluoperazine have been separated by capillary electrophoresis using N, N, -dimethylformamide (DMF) as separation medium with UV absorbance detection. High voltage and concentrated buffer were used with small current and low electroosmosis. Good resolution and high column efficiency were obtained. Separation selectivity in DMI; was different from that in water because of the different solvation interactions. The influence of buffer composition on separation selectivities and electroosmosis were also studied.

The electrooxidation reaction of biliverdin (BY) is studied by in situ spectroelectrochemistry with rapid spectra scanning in an optically transparent thin-layer cell. The study reveals that the oxidation process of BY is very complicated and involves many stages. The average formal potential of BY is obtained for the first time as E-degrees' = 0.634 V (vs- Ag/AgCl), and the electrooxidation mechanism of BY is proposed.

Thionine-containing chemically modified electrode (cme) was constructed with glassy carbon substrate by potential sweep oxidation, electrodeposition and adsorption procedures, and electrocatalytic reduction of hemoglobin was carried out and characterized at the cme under batch and flow conditions. Comparison of the catalytic response toward hemoglobir obtained at the cme was made mainly in terms of the potential dependence, the detectability and long-term stability. When used in flow injection analysis (FIA) experiments with the detector monitored at a constant potential applied at -0.35 V vs sce, detection limit of 0.15-1.5 pmol level of hemoglobin injected was achieved at the cme, with linear response range over 2 orders of magnitude. All the cme s retained more than 70% of their initial hemoglobin response level over 8 h of continuous service in the flow-through system.

A method for the prediction of gas permeabilities (P) through polymers from their chemical structure has been developed on the basis of the ratio of molar free volume to molar cohesive energy, V(f)/E(coh). The permeation of small gas molecules through polymer membranes is dependent on the chain packing density measured by V(f) and segmental motion of polymer chains measured by E(coh). But no simple relationship between P and V(f) or E(coh) alone was found. The permeability data of more than 60 polymers covering 7 orders of magnitude for six gases have been treated with linear regression analysis. All plots of log P vs. V(f)/E(coh) gave good straight lines. It is also found that a linear relationship holds when plotting both the intercepts and slopes of log P vs. V(f)/E(coh) lines against square of the diameters of gas molecules. Therefore, the permeabilities of all the non-swelling gases through a great variety of polymers can be estimated using two correlations above. Moreover, this method is more accurate than others in the literature and may found useful for the selection of gas separation or barrier membrane materials.
