This paper reports the study on a field-aided collection in p-on-n GaInP2 top cells. The cells were produced by metalorganic vapor phase epitaxy at a low gas pressure. In order to optimize the device configuration, numerical simulations have been performed for the impacts of field-aided collection on the performance of the top cells. On the basis of the modeling results, a modified p(+)-p(-)-n(-)-n(+) configuration is introduced for GaInP2 top cells. This modification has brought out improved photovoltaic performance of the top cells, with conversion efficiency EFF = 14.26% (AM0, 2 x 2 cm(2), 25degreesC). (C) 2003 Elsevier B.V. To study working mechanism of super-resolution near-field structure (super-RENS) optical disk from a far-field optics view is very necessary because of the actual far-field writing/readout process in the optical disk system. A Gaussian diffraction model based on Fresnel-Kirchhoff diffraction theory of PtOx-type super-RENS has been set up in this Letter. The relationship between micro-structural deformation (change of bubble structure and refractive index profile) with far-field optical response of PtOx thin film has been studied with it in detail. The simulation results are in good agreement with the experimental results reported in literatures with a designed configuration. These results may provide more quantitative information for better understanding of the working mechanism of metal-oxide-type super-RENS. (c) 2007 Elsevier B.V. All rights reserved.

In a A-type system employing a two-photon pump field, a four-wave mixing field can be generated simultaneously and, hence, a closed-loop system forms. We study theoretically the effect of the relative phase between the two incident fields on the generated four-wave mixing field and the electromagnetically induced transparency. It is found that the phase of the generated four-wave mixing field is the sum of the incident relative phase and a fixed phase that is irrelative to the incident relative phase. Hence, the total phase of the closed-loop system is independent of the incident relative phase. As a result, the incident relative phase has no effect on the electromagnetically induced transparency, which is different from the case of a A-type loop system closed by a third incident field. A reversible electrochromic effect during the electrical poling process in LiNbO3:Ru:Fe crystals at room temperature is observed. In electrode area, both electrochromism and domain-inversion occur mutually and electrochromism is reversible during back-switch poling, which are experimentally verified, and a microstructure model to explain the mechanism is proposed. In addition, different from the undoped LiNbO3 crystals, the breakdown field (> 25.0 kV/mm) is higher than the coercive (21.0 kV/mm) measured in LiNbO3:Ru:Fe, which proves a possible new technique to realize domain-inversion by constant electric field rather than pulsed one. Spin splitting of the AlyGa1-yAs/GaAs/AlxGa1-xAs/AlyGa1-yAs (x not equal y) step quantum wells (QWs) has been theoretically investigated with a model that includes both the interface and the external electric field contribution. The overall spin splitting is mainly determined by the interface contribution, which can be well manipulated by the external electric field. In the absence of the electric field, the Rashba effect exists due to the internal structure inversion asymmetry (SIA). The electric field can strengthen or suppress the internal SIA, resulting in an increase or decrease of the spin splitting. The step QW, which results in large spin splitting, has advantages in applications to spintronic devices compared with symmetrical and asymmetrical QWs. Due to the special structure design, the spin splitting does not change with the external electric field.

Al0.38Ga0.62N/AIN/GaN HEMT structures have been grown by metal-organic chemical vapor deposition (MOCVD) on 2-inch sapphire substrates. Samples with AIN growth time of 0s (without AIN interlayer), 12, 15, 18 and 24s are characterized and compared. The electrical properties of two-dimensional electron gas (2DEG) are improved by introducing AIN interlayers. The AIN growth time in the range of 12-18s, corresponding to the AIN thickness of 1-1.5 nm, is appropriate for the design of Al0.38Ga0.62N/AIN/GaN HEMT structures. The lowest sheet resistance of 277 Omega sq(-1) and highest room temperature 2DEG mobility of 1460 cm(2)V(-1) s(-1) are obtained on structure with AIN growth time of 12s. The structure with AIN growth time of 15s exhibits the highest 2DEG concentration of 1.59 x 10(13) cm(-2) and the smallest RMS surface roughness of 0.2 nm. (c) 2006 Elsevier B.V. The electronic structure of an InAs self-assembled quantum dot in the presence of a perpendicular magnetic field is investigated theoretically. The effect of finite offset, valence-band mixing, and strain are taken into account. The hole levels show strong anticrossings. The large strain and strong magnetic field decrease the effect of mixing between heavy hole and light hole. The hole energy levels have in general a weaker field dependence compared with the corresponding uncoupled levels.

With the development of oil/gas seismic exploration, seismic survey for fracture/porosity type reservoir is becoming more and more important. As for China, since it has over 60% store of low porosity and low permeability oil/gas reservoir, it’s more urgent to validly describe fracture/porosity type oil/gas trap and proposing the related, developed seismic technique. To achieve mapping fracture/porosity region and its development status, it demands profound understanding of seismic wave propagation discipline in complex fractured/pored media. Meanwhile, it has profound scientific significance and applied worth to study forward modeling of fracture/porosity type media and pre-stacked reverse time migration. Especially, pre-stacked reverse-time migration is the lead edge technique in the field of seismology and seismic exploration. In this paper, the author has summarized the meaning, history and the present state of numerical simulation of seismic propagation in fractured/pored media and seismic exploration of fractured/pored reservoirs. Extensive Dilatancy Anisotropy (EDA) model is selected as media object in this work. As to forward modeling, due to local limitation of solving spatial partial derivative when using finite-difference and finite-element method, the author turns to pseudo-spectral method (PSM), which is based on the global characteristic of Fourier transform to simulate three-component elastic wave-field. Artifact boundary effect reduction and simulation algorithm stability are also discussed in the work. The author has completed successfully forward modeling coding of elastic wave-field and numerical simulation of two-dimensional and three-dimensional EDA models with different symmetric axis. Seismic dynamic and kinematical properties of EDA media are analyzed from time slices and seismic records of wave propagation. As to pre-stacked reverse-time migration for elastic wave-field in fractured/pored media, based on the successful experience in forward modeling results with PSM, the author has studied pre-stacked reverse-time depth-domain migration technique using PSM of elastic wave-field in two dimensional EDA media induced by preferred fracture/pore distribution. At the same time, different image conditions will bring up what kind of migration result is detailed in this paper. The author has worded out software for pre-stacked reverse-time depth-domain migration of elastic wave-field in EDA media. After migration processing of a series of seismic shot gathers, influences to migration from different isotropic and anisotropy models are described in the paper. In summary, following creative research achievements are obtained:  Realizing two-dimensional and three-dimensional elastic wave-field modeling for fractured/pored media and related software has been completed.  Proposed pre-stacked reverse-time depth-domain migration technique using PSM of elastic wave-field.  Through analysis of the seismic dynamic and kinematical properties of EDA media, the author made a conclusion that collection of multi-component seismic data can provide important data basis for locating and describing the fracture/pore regions and their magnitudes and the preferred directions.  Pre-stacked reverse-time depth-domain migration technique has the ability to reconstruct complex geological object with steep formations and tilt fracture distribution. Neglecting seismic anisotropy induced by the preferred fracture/pore distribution, will lead to the disastrous imaging results.

We investigate the fluorescence spectrum in a nearly degenerate atomic system of a F-e = 0 -> F-g = 1 transition by analytically solving Schrodinger equations. An ultranarrow fluorescence spectral line in between the two coherent population trapping windows has been found. Our analytic solutions clearly show the origin of the ultranarrow spectral line. Due to quantum interference effects between two coherent population trapping states, the width and intensity of the central spectral line can be controlled by an external magnetic field. Such an effect may be used to detect a magnetic field.

采用紫外光作记录光在Ce:Mn:LiNbO3晶体中实现非挥发全息记录,灵敏度可达0.0803cm/J,衍射效率(固定)为5.07%,比采用红光为记录光,紫外光为敏化光的非挥发双中心记录方案均提高了50多倍。分析表明,采用紫外光作为记录光,深能级电子被激发比例极大提高,参与光折变过程的电子平均运动周期变短.提高了衍射效率和灵敏度;深浅能级电子光栅的同相位,使得固定空间电荷场变强。文中还研究了退火对记录性能的影响。

Through floating catalyst chemical vapour deposition(CVD) method, well-aligned isolated single-walled carbon nanotubes (SWCNTs) and their bundles were deposited on the metal electrodes patterned on the SiO2/Si surface under ac electric fields at relatively low temperature(280 degrees C). It was indicated that SWCNTs were effectively aligned under ac electric fields after they had just grown in the furnace. The time for a SWCNT to be aligned in the electric field and the effect of gas flow were estimated. Polarized Raman scattering was performed to characterize the aligned structure of SWCNTs. This method would be very useful for the controlled fabrication and preparation of SWCNTs in practical applications.

The ballistic transport in the semiconductor, planar, circular quantum dot structures is studied theoretically. The transmission probabilities show apparent resonant tunneling peaks, which correspond to energies of bound states in the dot. By use of structures with different angles between the inject and exit channels, the resonant peaks can be identified very effectively. The perpendicular magnetic field has obvious effect on the energies of bound states in the quantum dot, and thus the resonant peaks. The treatment of the boundary conditions simplifies the problem to the solution of a set of linear algebraic equations. The theoretical results in this paper can be used to design planar resonant tunneling devices, whose resonant peaks are adjustable by the angle between the inject and exit channels and the applied magnetic field. The resonant tunneling in the circular dot structures can also be used to study the bound states in the absence and presence of magnetic field.

The beating patterns in the Shubnikov-de Haas oscillatory magnetoresistance originating from zero-field spin splitting of two-dimensional electron gases (2DEGs) in In0.52Al0.48As/InxGa1-xAs/In0.52Al0.48As quantum wells with silicon delta doped on the upper barrier layer have been investigated by means of magnetotransport measurements before and after illumination. Contrary to the expectation, after each illumination, the beating nodes induced by the zero-field spin-splitting effect shift to lower and lower magnetic field due to the decrease in the zero-field spin-splitting energy of the 2DEGs. The anomalous phenomenon of the shift of the beating nodes and the decrease in spin-orbit coupling constants after illumination cannot be explained by utilizing the previous linear Rashba model. It is suggested that the decrease in the zero-field spin-splitting energy and the spin-orbit coupling constant arise from the nonlinear Rashba spin splitting.

A theoretical description. based on chemical kinetics and electrochemistry, is given of DNA separation in dilute polymer solution by capillary electrophoresis. A self-consistent model was developed leading to predictions of the DNA electrophoretic velocity as a function of the experimental conditions - polymer concentration, temperature, and electric field strength. The effect of selected experimental variables is discussed. The phenomena discussed are illustrated for the example of 100 bp DNA ladder separation in dilute HPMC solution by capillary electrophoresis. This model is the first single model that can fully explain the dependence of DNA electrophoretic velocity on electrophoretic conditions.
