Interference effects in differential reflectance spectra of the GaAs epilayers grown on Si substrate
Resumo:
We report the observation of oscillating features in differential reflectance spectra from the GaAs epilayer grown on Si substrate in the energy range both below and above the fundamental band gap. It is demonstrated that the oscillating features are due to the difference in the interference between two neighboring areas of the sample. The interference arises from two light beams reflected from different interfaces of the sample. The calculated spectra in the nonabsorption region are in good agreement with measured data. It is shown that the interference effect can be used as a sensitive method to characterize the inhomogeneity of the semiconductor heterostructures. (C) 1998 American Institute of Physics. We have observed an extremely narrow absorption spectrum due to bound-to-continuum transition in GaAs/AlxGa1-xAs multiple quantum wells (MQWs). Its linewidth is only about one tenth of the values reported previously. Our calculation indicates that the broadening of the excited state in the continuum has little contribution to the absorption linewidth. We have grown a sample whose MQW region contains two kinds of wells with a minor thickness inhomogeneity. Its resultant absorption linewidth is six times as large as that of homogeneous well sample, which is in good agreement with our theoretical analysis. Thus we can suggest that the wider absorption spectra reported by many authors may be due to the well width inhomogeneity. (C) 1998 American Institute of Physics. [S0003-6951(98)03430-5]

We present lateral intersubband photocurrent (PC) study on self-assembled InAs/InAIAs/InP(001) nanostructures in normal incidence. With the help of interband excitation, a broad PC signal has been observed in the photon energy range of 150-630 meV arising from the bound-to-continuum intersubband absorption in the InAs nanostructures. The large linewidth of the intersubband PC signal is due to the size inhomogeneity of the nanostructures. With the increase of the interband excitation the intersubband PC signal firstly increases with a redshift of PC peak and reaches its maximum, then decreases with no peak shift. The increase and redshift of the PC signal at low excitation level can be explained by the state filling effect. However, the decrease of PC signal at high excitation level may be due to the change of the mobility and lifetime of the electrons. The intersubband PC signal decreases when the temperature is increased, which can be explained by the decrease of the mobility and lifetime of the electrons and the thermal escape of electrons.

The optical absorption of a GaAs/AlGaAs quantum dot superlattice nanoring (QDSLNR) under a lateral dc electric field and with magnetic flux threading the ring is investigated. This structure and configuration provides a unique opportunity to study the optical response of a superlattice under an inhomogeneous electric field, which is not easily realized for general quantum well superlattices (QWSLs) but naturally realized for QDSLNRs under a homogeneous lateral electric field. It has been shown that a lateral dc electric field gives rise to a substantial change of the optical absorption spectra. Under a low field, the excitonic optical absorption is dominated by a 1s exciton. And with the electric field increasing, the optical absorption undergoes a transition from 1s excitonic absorption to 0 excitronic WSL absorption. (The number of 0, and -1 and +1 below are WSLs index.) The -1 and the +1 WSLs corresponding to the maximum effective field can also be identified. Due to the inhomogeneity of the electric field, the peaks of the -1 and the +1 WSLs are diminished and between them there exist rich and complicated structures. This is in contrast to the general QWSLs under a homogenous electric field. The complicated structures can be understood by considering the inhomogeneity of the electric field along the ring, which results in the nearest-neighbor transition, the next-nearest-neighbor transition, etc., have a different value repectively, at different sites along the ring. This may give rise to multiple WSLs. We have also shown that the line shape of the optical absorption is not sensitive to the threading magnetic flux. The threading magnetic flux only gives rise to a slight diamagnetic shift. Thus the enhancement of the sensitivity to the flux allowing for observation of the excitonic Aharanov-Bohm effect in the plain nanoring is not expected in QDSLNRs.

The second-harmonic generation (SHG) from Si1-xGex alloy films has been investigated by near-infrared femtosecond laser. Recognized by s-out polarized SHG intensity versus rotational angle of sample, the crystal symmetry of the fully strained Si0.83Ge0.17 alloy is found changed from the O-h to the C-2 point group due to the inhomogeneity of the strain. Calibrated by double crystal X-ray diffraction, the strain-induced chi((2)) is estimated at 5.7 x 10(-7) esu. According to the analysis on p-in/s-out SHG, the strain-relaxed Si0.10Ge0.90 alloy film is confirmed to be not fully relaxed, and the remaining strain is quantitatively determined to be around 0.1%.

The excitation spectrum of CdS dusters in zeolite-Y is consistent with their absorption spectrum, both showing two absorption bands that are assigned to the Is-is and Is-lp transitions, respectively. A new emission at 400 nn is considered to be the recombination of the bounded excitons. The emission firstly increases then decreases with increasing cluster size or loading. The emission by excitation into the Is-is band is stronger and sharper than that by excitation into the Is-lp band. This phenomenon is attributed to the size inhomogeneity and the strong electron-phonon interaction of the dusters. Copyright (C) 1996 Elsevier Science Ltd

Quantum-dot laser diodes (QD-LDs) with a Fabry-Perot cavity and quantum-dot semiconductor optical amplifiers (QD-SOAs) with 7° tilted cavity were fabricated. The influence of a tilted cavity on optoelectronic active devices was also investigated. For the QD-LD, high performance was observed at room temperature. The threshold current was below 30 mA and the slope efficiency was 0.36 W/A. In contrast, the threshold current of the QD-SOA approached 1000 mA, which indicated that low facet reflectivity was obtained due to the tilted cavity design.A much more inverted carrier population was found in the QD-SOA active region at high operating current, thus offering a large optical gain and preserving the advantages of quantum dots in optical amplification and processing applications. Due to the inhomogeneity and excited state transition of quantum dots, the full width at half maximum of the electroluminescence spectrum of the QD-SOA was 81.6 nm at the injection current of 120 mA, which was ideal for broad bandwidth application in a wavelength division multiplexing system. In addition, there was more than one lasing peak in the lasing spectra of both devices and the separation of these peak positions was 6-8 nm,which is approximately equal to the homogeneous broadening of quantum dots.

The catastrophic failure of heterogeneous brittle materials under impact loading is not fully understood. To describe the catastrophic failure behavior of heterogeneous brittle materials under impact loading, an elasto-statistical-brittle (ESB) model is proposed in this paper. The ESB model characterizes the disordered inhomogeneity of material at mesoscopic scale with the statistical description of the shear strength of mesoscopic units. If the applied shear stress reaches the strength, the mesoscopic unit fails, which causes degradation in the shear modulus of the material. With a simplified ESB model, the failure wave in brittle material under uni-axial compression is analyzed. It is shown that the failure wave is a wave of strain or particle velocity resulted from the catastrophic fracture in an elastically stressed brittle media when the impact velocity reaches a critical value. In addition, the failure wave causes an increase in the rear surface velocity, which agrees well with experimental observations. The critical condition to generate failure wave and the speed of failure wave are also obtained.

Gelatin is widely used in food, pharmaceutical, and photographic industries due to the coil-helix transition, whereas the structural inhomogeneity considerably affects its essential properties closely connecting with the industrial applications. The spatially structural inhomogeneity of the gelatin caused by the uneven and unstable temperature field is analyzed by the finite element method during the cooling-induced coil-helix transition process. The helix conversion and the crosslinking density as functions of time and spatial grid are calculated by the incremental method. A length distribution density function is introduced to describe the continuous length distributions of two kinds of triple helices.

In view of few researches into pore textures and anisotropy characteristics of Qiguzu-toutunhezu reservoir in Niuquanhu block in Santanghu Basin, in order to enhance the hydrocarbon recovery of the region of interest and improve the reservoir development effect, with the employment of the experiments like cast thin slice, scanning electron microscope, conventional high pressure mercury penetration, constant speed mercury penetration and nuclear magnetic resonance, the thesis makes a thorough research into pore texture characteristics and anisotropy characteristics of the sandstone reservoir. The research shows that the microscopic pore textures are complicated, the anisotropy is high and waterflood development water/oil displacement efficiency is low, which are mainly caused by the high microscopic anisotropy of the reservoir. Specially, the research shows that Qiguzu-toutunhezu reservoir belongs to braided delta front intrafacies, the intergranular pore is the main type of pores, which take up 65.50 percent of total pores, intergranular dissolved pores, feldspar dissolved pores and lithic dissolved pores are on the second place, and there are few carbonate dissolved pores. The reservoir belongs to mesopore-fine throat and mesopore-medium throat. The pore distribution of the sandstone reservoir is comparatively centralized. The reservoir inhomogeneity is mainly caused by the throat inhomogeneity. Diagenesis mainly includes compaction, cementation, metasomatism and dissolution. Compared with compaction, cementation exerts more direct impact on the decline of the porosity of the sandstone reservoir ( pore loss factor is 63.75 percent in the cementing process). Based on the classification of diagenetic stages, the reservoir diagenesis is on the stage of the late period of early diagenetic stage to early period of late diagenetic stage. The study area of the small sandstone reservoir layer of the anisotropy of the relatively strong; plane, the anisotropy of the relatively weak. microscopic anisotropy of its relatively strong.

Elastic anisotropy is a very common phenomenon in the Earth’s interior, especial for sedimentary rock as important gas and oil reservoirs. But in the processing and interpretation of seismic data, it is assumption that the media in the Earth’s interior is completely elastic and isotropic, and then the methods based on isotropy are used to deal with anisotropic seismic data, so it makes the seismic resolution lower and the error on images is caused. The research on seismic wave simulation technology can improve our understanding on the rules of seismic wave propagation in anisotropic media, and it can help us to resolve problems caused by anisotropy of media in the processing and interpretation of seismic data. So researching on weakly anisotropic media with rotated axis of symmetry, we study systematically the rules of seismic wave propagation in this kind of media, simulate the process with numerical calculation, and get the better research results. The first-order ray tracing (FORT) formulas of qP wave derived can adapt to every anisotropic media with arbitrary symmetry. The equations are considerably simpler than the exact ray tracing equations. The equations allow qP waves to be treated independently from qS waves, just as in isotropic media. They simplify considerably in media with higher symmetry anisotropy. In isotropic media, they reduce to the exact ray tracing equations. In contrast to other perturbation techniques used to trace rays in weakly anisotropic media, our approach does not require calculation of reference rays in a reference isotropic medium. The FORT-method rays are obtained directly. They are computationally more effective than standard ray tracing equations. Moreover the second-order travel time corrections formula derived can be used to reduce effectively the travel time error, and improve the accuracy of travel time calculation. The tensor transformation equations of weak-anisotropy parameters in media with rotated axis of symmetry derived from the Bond transformation equations resolve effectively the problems of coordinate transformation caused by the difference between global system of coordinate and local system of coordinate. The calculated weak-anisotropy parameters are completely suitable to the first-order ray tracing used in this paper, and their forms are simpler than those from the Bond transformation. In the numerical simulation on ray tracing, we use the travel time table calculation method that the locations of the grids in the ray beam are determined, then the travel times of the grids are obtained by the reversed distance interpolation. We get better calculation efficiency and accuracy by this method. Finally we verify the validity and adaptability of this method used in this paper with numerical simulations for the rotated TI model with anisotropy of about 8% and the rotated ORTHO model with anisotropy of about 20%. The results indicate that this method has better accuracy for both media with different types and different anisotropic strength. At present, in order to image complex structures more accurately, the seismic migration methods has been developed from isotropic media to the anisotropic media. This dissertation develops a prestack time migration algorithm and application aspects for complex structures systematically. In transversely isotropic media with a vertical symmetry axis (VTI media), the dissertation starts from the theory that the prestack time migration is an approximation of the prestack depth migration, based on the one way wave equation and VTI time migration dispersion relation, by combining the stationary-phase theory gives a wave equation based VTI prestack time migration algorithm. Based on this algorithm, we can analytically obtain the travel time and amplitude expression in VTI media, as while conclude how the anisotropic parameter influence the time migration, and by analyzing the normal moveout of the far offset seismic data and lateral inhomogeneity of velocity, we can update the velocity model and estimate the anisotropic parameter model through the time migration. When anisotropic parameter is zero, this algorithm degenerates to the isotropic time migration algorithm naturally, so we can propose an isotopic processing procedure for imaging. This procedure may keep the main character of time migration such as high computational efficiency and velocity estimation through the migration, and, additionally, partially compensate the geometric divergence by adopting the deconvolution imaging condition of wave equation migration. Application of this algorithm to the complicated synthetic dataset and field data demonstrates the effectiveness of the approach. In the dissertation we also present an approach for estimating the velocity model and anisotropic parameter model. After analyzing the velocity and anisotropic parameter impaction on the time migration, and based on the normal moveout of the far offset seismic data and lateral inhomogeneity of velocity, through migration we can update the velocity model and estimate the anisotropic parameter model by combining the advantages of velocity analysis in isotropic media and anisotropic parameter estimation in VTI media. Testing on the synthetic and field data, demonstrates the method is effective and very steady. Massive synthetic dataset、2D sea dataset and 3D field datasets are used for VTI prestack time migration and compared to the stacked section after NMO and prestack isotropic time migration stacked section to demonstrate that VTI prestack time migration method in this paper can obtain better focusing and less positioning errors of complicated dip reflectors. When subsurface is more complex, primaries and multiples could not be separated in the Radon domain because they can no longer be described with simple functions (parabolic). We propose an attenuating multiple method in the image domain to resolve this problem. For a given velocity model, since time migration takes the complex structures wavefield propagation in to account, primaries and multiples have different offset-domain moveout discrepancies, then can be separated using techniques similar to the prior migration with Radon transform. Since every individual offset-domain common-reflection point gather incorporates complex 3D propagation effects, our method has the advantage of working with 3D data and complicated geology. Testing on synthetic and real data, we demonstrate the power of the method in discriminating between primaries and multiples after prestack time migration, and multiples can be attenuated in the image space considerably.

It is a basic work to ascertain the parameters of rock mass for evaluation about stability of the engineering. Anisotropism、inhomogeneity and discontinuity characters of the rock mass arise from the existing of the structural plane. Subjected to water、weathering effect、off-loading, mechanical characters of the rock mass are greatly different from rock itself, Determining mechanical parameters of the rock mass becomes so difficult because of structure effect、dimension effect、rheological character, ‘Can’t give a proper parameter’ becomes one of big problems for theoretic analysis and numerical simulation. With the increment of project scale, appraising the project rock mass and ascertaining the parameters of rock mass becomes more and more important and strict. Consequently, researching the parameters of rock mass has important theoretical significance and actual meaning. The Jin-ping hydroelectric station is the first highest hyperbolic arch dam in the world under construction, the height of the dam is about 305m, it is the biggest hydroelectric station at lower reaches of Yalong river. The length of underground factory building is 204.52m, the total height of it is 68.83m, the maximum of span clearance is 28.90m. Large-scale excavation in the underground factory of Jin-ping hydroelectric station has brought many kinds of destructive phenomenon, such as relaxation、spilling, providing a precious chance for study of unloading parameter about rock mass. As we all know, Southwest is the most important hydroelectric power base in China, the construction of the hydroelectric station mostly concentrate at high mountain and gorge area, basically and importantly, we must be familiar with the physical and mechanical character of the rock mass to guarantee to exploit safely、efficiently、quickly, in other words, we must understand the strength and deformation character of the rock mass. Based on enough fieldwork of geological investigation, we study the parameter of unloading rock mass on condition that we obtain abundant information, which is not only important for the construction of Jin-ping hydroelectric station, but also for the construction of other big hydroelectric station similar with Jin-ping. This paper adopt geological analysis、test data analysis、experience analysis、theory research and Artificial Neural Networks (ANN) brainpower analysis to evaluate the mechanical parameter, the major production is as follows: (1)Through the excavation of upper 5-layer of the underground powerhouse and the statistical classification of the main joints fractures exposed, We believe that there are three sets of joints, the first group is lay fracture, the second group and the fourth group are steep fracture. These provide a strong foundation for the following calculation of and analysis; (2)According to the in-situ measurement about sound wave velocity、displacement and anchor stress, we analyses the effects of rock unloading effect, the results show a obvious time-related character and localization features of rock deformation. We determine the depth of excavation unloading of underground factory wall based on this. Determining the rock mass parameters according to the measurement about sound wave velocity with characters of low- disturbing、dynamic on the spot, the result can really reflect the original state, this chapter approximately the mechanical parameters about rock mass at each unloading area; (3)Based on Hoek-Brown experienced formula with geological strength index GSI and RMR method to evaluate the mechanical parameters of different degree weathering and unloading rock mass about underground factory, Both of evaluation result are more satisfied; (4)From the perspective of far-field stress, based on the stress field distribution ideas of two-crack at any load conditions proposed by Fazil Erdogan (1962),using the strain energy density factor criterion (S criterion) proposed by Xue changming(1972),we establish the corresponding relationship between far-field stress and crack tip stress field, derive the integrated intensity criterion formula under the conditions of pure tensile stress among two line coplanar intermittent jointed rock, and establish the corresponding intensity criterion for the exploratory attempt; (5)With artificial neural network, the paper focuses on the mechanical parameters of rock mass that we concerned about and the whole process of prediction of deformation parameters, discusses the prospect of applying in assessment about the parameters of rock mass, and rely on the catalog information of underground powerhouse of Jinping I Hydropower Station, identifying the rock mechanics parameters intellectually, discusses the sample selection, network design, values of basic parameters and error analysis comprehensively. There is a certain significance for us to set up a set of parameters evaluation system, which is in construction of large-scale hydropower among a group of marble mass.
