近年来,随着SOI技术的快速发展,SOI集成电路的ESD保护已成为一个主要的可靠性设计问题.介绍了SOI ESD保护器件方面的最新进展,阐述了在SOI ESD保护器件设计和优化中出现的新问题,并进行了详细的讨论.

A physical model is presented to describe the kinds of static forces responsible for adhesion of nano-scale copper metal particles to silicon surface with a fluid layer. To demonstrate the extent of particle cleaning, Received in revised form equilibrium separation distance (ESD) and net adhesion force (NAF) of a regulated metal particle with different radii (10-300 nm) on the silicon surface in CO2-based cleaning systems under different pressures were simulated. Generally, increasing the pressure of the cleaning system decreased the net adhesion force between spherical copper particle and silicon surface entrapped with medium. For CO2 + isopropanol cleaning system, the equilibrium separation distance exhibited a maximum at temperature 313.15 K in the Equilibrium separation distance regions of pressure space (1.84-8.02 MPa). When the dimension of copper particle was given, for example, High pressure 50 nm radius particles, the net adhesion force decreased and equilibrium separation distance increased with increased pressure in the CO2 + H2O cleaning system at temperature 348.15 K under 2.50-12.67 MPa pressure range. However, the net adhesion force and equilibrium separation distance both decreased with an increase in surfactant concentration at given pressure (27.6 or 27.5 MPa) and temperature (318 or 298 K) for CO2 + H2O with surfactant PFPE COO-NH4+ or DiF(8)-PO4-Na+. 采用水平式淀粉胶电泳技术 ,对云南龙陵黄山羊、宁蒗黑头山羊、马关无角山羊和路南圭山羊等 4个保种山羊的 1 2 0个个体共 3 9个基因座位的基因多态性进行了研究。结果显示 ,云南 4个保种山羊品种在AKP、CES - 1、ESD、GOI、LAP、MDH、ME和NP基因座位出现多态。多态座位基因在不同保种山羊中分布不同。多态基因座位百分比 (P)在 4个保种山羊中分别为 0 .2 0 51 ,0 .1 53 8,0 .1 2 82和 0 .1 53 8。平均杂合度 (H)分别为 0 .0 95,0 .0 61 4 ,0 .0 4 67和 0 .0 662。用UPGMA法对由基因频率计算得到的Nei氏标准遗传距离进行聚类分析 ,结果表明云南保种山羊具地理分布及品种特点 ,龙陵黄山羊和其它 3个品种的遗传距离最远。

采用水平板淀粉胶电泳技术对来自云南保种宁蒗黑头山羊的31 个个 体的39 个基因座位的血液同功酶进行了分析, 结果得到A KP, CES- I, ESD, GO I, M E 和N P 共6 个座位出现多态, 多态座位A KPO , CES- I2, ESDB , GO IA ,M EB 和 N PB 的基因频率较高; 多态座位百分比P = 0. 1538, 平均杂合度H = 0. 0679 ± 0. 0241。本研究首次得到了该羊的遗传多样性特征, 为该羊的保种和利用提供了基础 数据。

采用水平式淀粉胶蛋白电泳技术,对路南保种乳用圭山羊33个个体的46个遗传座位的血液蛋白及同工酶的多态性进行了研究。结果发现AKP、LAP、CES-I、ESD、ME和Pa6个座位具多态性,多态座位的基因AKP~(0)、LAP~(A)、CES-I~(1)、ME~(B)、ESD~(1)和Pa~(A)的基因频率较高;多态座位百分比P=0.1304,平均杂合度H=0.0501。在Tf座位,出现两种表型AA、AB,但多态性贫乏;LDH谱带中发现一种不同的类型。

采用水平板淀粉胶电泳技术分析了云南马关保种无角山羊的血液蛋白多态性。对36个个体45个基因座位的分析得出:Esd、Pep-B、Lap、Akp、Ces-1、Ces-2共6个座位出现多态性,且Esd~(A)、Pep-B~(A)、Lap~(A)、Akp~(B)、Ces-1~(A)、Ces-2~(A)的基因频率较高。多态座位百分率P=0.133,平均杂合度H=0.04863。

Genetic variation of 31 blood protein loci in 236 cattle from eight South China populations (including mithan, Bos frontalis) and a Holstein population was investigated by means of horizontal starch gel electrophoresis. Thirteen loci (ALB, CAR, Hb-b, Np, PGM, Amy-I, PEP-B, AKP, 6PGD, Cp, Pa, EsD, and TF) were found to be polymorphic. The comparison of average heterozygosities (H) shows that all the native cattle embrace a rich genetic diversity Our results on protein polymorphism suggest that cattle in China originated mainly from Bos indicus and Bos taurus; Xuwen, Hainan, Wenshan, and Dehong cattle and the Dehong zebu are close to zebu-type cattle, and Diqing and Zhaotong cattle are close to the taurine. The mithan was very different from other native cattle, and we suggest that its origin was complicated and may be influenced by other cattle species.

该实验采用水平板淀粉凝胶电泳技术, 研究滇南小耳猪、迪庆藏猎、明光小耳猪、福贡猪、越南野猪和贵州从江香猪共20个个体共计42个基因座位的蛋白质多态性, 发现其基因型和基因频率大部分相似, 只有Tf、Hp、EsD、Amy~(-1)、CEs和6PGD等6个座位具有多态性; 多态座位百分比和平均杂合度分别为P=0.0714, H=0.051。用UPGMA法分别对由基因 频率所计算的标准遗传距离和欧氏几何距离进行聚类分析, 结果表明贵州从江香猪和其他几个云南猪品种(系)的距离最远。图1表4参10

The impact of transient wind events on an established zooplankton community was observed during a, field survey in a, coastal region off northern Norway in May 2002. A transient wind event induced a coastal jet/filament intrusion of warm, saline water into our survey area where a semi-permanent eddy was present. There was an abrupt change in zooplankton community structure within 4-7 days of the wind event, with a change in the size structure, an increase in lower size classes less than 1 mm in equivalent spherical diameter (ESD) and a decrease in larger size classes greater than 1.5 mm in ESD. The slope of zooplankton biovolume spectra changed from -0.6 to -0.8, consistent with the size shifting towards smaller size classes. This study shows that even well established zooplankton communities are susceptible to restructuring during transient wind events, and in particular when wind forcing induces horizontal currents or filaments.
