AlGaN/GaN high electron mobility transistors (HEMT) are key devices for the next generation of high-power, high-frequency and high-temperature electronics applications. Although significant progress has been recently achieved [1], stability and reliability are still some of the main issues under investigation, particularly at high temperatures [2-3]. Taking into account that the gate contact metallization is one of the weakest points in AlGaN/GaN HEMTs, the reliability of Ni, Mo, Pt and refractory metal gates is crucial [4-6]. This work has been focused on the thermal stress and reliability assessment of AlGaN/GaN HEMTs. After an unbiased storage at 350 o C for 2000 hours, devices with Ni/Au gates exhibited detrimental IDS-VDS degradation in pulsed mode. In contrast, devices with Mo/Au gates showed no degradation after similar storage conditions. Further capacitance-voltage characterization as a function of temperature and frequency revealed two distinct trap-related effects in both kinds of devices. At low frequency (< 1MHz), increased capacitance near the threshold voltage was present at high temperatures and more pronounced for the Ni/Au gate HEMT and as the frequency is lower. Such an anomalous “bump” has been previously related to H-related surface polar charges [7]. This anomalous behavior in the C-V characteristics was also observed in Mo/Au gate HEMTs after 1000 h at a calculated channel temperatures of around from 250 o C (T2) up to 320 ºC (T4), under a DC bias (VDS= 25 V, IDS= 420 mA/mm) (DC-life test). The devices showed a higher “bump” as the channel temperature is higher (Fig. 1). At 1 MHz, the higher C-V curve slope of the Ni/Au gated HEMTs indicated higher trap density than Mo/Au metallization (Fig. 2). These results highlight that temperature is an acceleration factor in the device degradation, in good agreement with [3]. Interface state density analysis is being performed in order to estimate the trap density and activation energy.

We report growth of InAs/GaAs quantum dots (QDs) by molecular beam epitaxy with low density of 2 μm−2 by conversion of In nanocrystals deposited at low temperatures. The total amount of InAs used is about one monolayer, which is less than the critical thickness for conventional Stranski–Krastanov QDs. We also demonstrate the importance of the starting surface reconstruction for obtaining uniform QDs. The QD emission wavelength is easily tunable upon post-growth annealing with no wetting layer signal visible for short anneals. Microphotoluminescence measurements reveal well separated and sharp emission lines of individual QDs.

ABSTRACT: In everyday life, errors are not only acknowledged, but they also expose us to new situations. In the field of philosophy of science, errors have been viewed as an important factor for determining and reviewing the definition of science itself. This article proposes that: through Victor Brochard´s solution of “the philosophical problem of error” and through some key aspects in epistemology, we will be able to determine that architectural “errors” can provide us with reflective and productive insights in architecture.

Dimensionality Reduction (DR) is attracting more attention these days as a result of the increasing need to handle huge amounts of data effectively. DR methods allow the number of initial features to be reduced considerably until a set of them is found that allows the original properties of the data to be kept. However, their use entails an inherent loss of quality that is likely to affect the understanding of the data, in terms of data analysis. This loss of quality could be determinant when selecting a DR method, because of the nature of each method. In this paper, we propose a methodology that allows different DR methods to be analyzed and compared as regards the loss of quality produced by them. This methodology makes use of the concept of preservation of geometry (quality assessment criteria) to assess the loss of quality. Experiments have been carried out by using the most well-known DR algorithms and quality assessment criteria, based on the literature. These experiments have been applied on 12 real-world datasets. Results obtained so far show that it is possible to establish a method to select the most appropriate DR method, in terms of minimum loss of quality. Experiments have also highlighted some interesting relationships between the quality assessment criteria. Finally, the methodology allows the appropriate choice of dimensionality for reducing data to be established, whilst giving rise to a minimum loss of quality.

The "Libra Nose" electronic nose has eight Quartz Microbalance Sensors. When gas molecules are adsorbed onto the quartz crystal surface, the oscillation frequency changes in proportion to the amount of mass. The response of sensors depends on numerous factors that may be difficult to control, such as the temperature and the humidity of the carrier gas. All these factors cause changes in the selectivity of sensors affecting the reproducibility of measurements. In this paper additive a multiplicative corrections are proposed to be applied to the raw sensors's signal in order to eliminate sources of variations. After these corrections, the sensors' response gives useful information to distinguish between batch of apples and pears with different ripeness stage.

ABSTRACT INTRODUCTION It is well known that breast cancer survivors are living longer. However, breast cancer treatments present serious side effects, which could affect breast cancer survivors’ (BCS) health and quality of life (QoL). Exercise has been presented as a feasible, safe and effective tool in reducing some of these side effects and to improve survivors’ QoL, acting as an integrative treatment for them, although it has been observed that BCS reduce their leisure time exercise (LTE) levels. Therefore, the aim of this study was to examine the effects of an integrative exercise program in QoL and LTE in BCS after the completion of their adjuvant treatment. MATERIAL AND METHODS A randomized controlled trial (RCT) was designed. Ninety patients diagnosed with an early stage of breast cancer and who recently finished chemotherapy and radiotherapy treatments were recruited by the Technical University of Madrid from January 2013 to June 2014. Patients were randomized after baseline assessments to the intervention group (IG) or to the control group (CG) (usual care) for three months. The Intervention consisted in 24 supervised exercise classes, combining aerobic and resistance exercises in order to reduce the most common side effects of the treatments. QoL, LTE, body composition, VO2max, strength, shoulder range of motion, fatigue, depression and self-esteem were measured in all the patients at baseline and after three months. RESULTS A total of 89 patients aged 49.06±8.75 years were finally assessed. IG (n=44) showed significant better results in QoL (p=0.0001; d=0.85), LTE (p=0.0001; d=2.77), in body composition, in the physical variable and in psychological outcomes, compared with the CG (n=45). In addition, a correlation between QoL and LTE (r= 0.58; p=0.001) was found in the IG, while CG did not show this correlation. Significant changes in body composition were observed in the group comparisons, especially in lean mass (p=0.001) and body fat mass (p= 0.0001). Positive changes were also observed in the physical and psychological variables in comparisons between groups. CONCLUSIONS These results suggest that this exercise program may be an integrative intervention, which is able to improve QoL and LTE levels in breast cancer survivors, reducing breast cancer side effects of treatments and improving their physical and psychological general health. Exercise may be an effective and inexpensive strategy to be included in patients integrative care.

The environmental performance of a 50 MW parabolic trough Concentrated Solar Power (CSP) plant hybridised with different fuels was determined using a Life Cycle Assessment methodology. Six different scenarios were investigated, half of which involved hybridisation with fossil fuels (natural gas, coal and fuel oil), and the other three involved hybridisation with renewable fuels (wheat straw, wood pellets and biogas). Each scenario was compared to a solar-only operation. Nine different environmental categories as well as the Cumulative Energy Demand and the Energy Payback Time (EPT) were evaluated using Simapro software for 1 MWh of electricity produced. The results indicate a worse environmental performance for a CSP plant producing 12% of the electricity from fuel than in a solar-only operation for every indicator, except for the eutrophication and toxicity categories, whose results for the natural gas scenario are slightly better. In the climate change category, the results ranged between 26.9 and 187 kg CO2 eq/MWh, where a solar-only operation had the best results and coal hybridisation had the worst. Considering a weighted single score indicator, the environmental impact of the renewable fuels scenarios is approximately half of those considered in fossil fuels, with the straw scenario showing the best results, and the coal scenario the worstones. EPT for solar-only mode is 1.44 years, while hybridisation scenarios EPT vary in a range of 1.72 -1.83 years for straw and pellets respectively. The fuels with more embodied energy are biomethane and wood pellets.
