Traditionally, before flip chips can be assembled the dies have to be attached with solder bumps. This process involves the deposition of metal layers on the Al pads on the dies and this is called the under bump metallurgy (UBM). In an alternative process, however, Copper (Cu) columns can be used to replace solder bumps and the UBM process may be omitted altogether. After the bumping process, the bumped dies can be assembled on to the printed circuit board (PCB) by using either solder or conductive adhesives. In this work, the reliability issues of flip chips with Cu column bumped dies have been studied. The flip chip lifetime associated with the solder fatigue failure has been modeled for a range of geometric parameters. The relative importance of these parameters is given and solder volume has been identified as the most important design parameter for long-term reliability. Another important problem that has been studied in this work is the dissolution of protection metals on the pad and Cu column in the reflow process. For small solder joints the amount of Cu which dissolves into the molten solder after the protection layers have worn out may significantly affect solder joint properties.

The high-intensity, high-resolution x-ray source at the European Synchrotron Radiation Facility (ESRF) has been used in x-ray diffraction (XRD) experiments to detect intermetallic compounds (IMCs) in lead-free solder bumps. The IMCs found in 95.5Sn3.8Ag0.7Cu solder bumps on Cu pads with electroplated-nickel immersion-gold (ENIG) surface finish are consistent with results based on traditional destructive methods. Moreover, after positive identification of the IMCs from the diffraction data, spatial distribution plots over the entire bump were obtained. These spatial distributions for selected intermetallic phases display the layer thickness and confirm the locations of the IMCs. For isothermally aged solder samples, results have shown that much thicker layers of IMCs have grown from the pad interface into the bulk of the solder. Additionally, the XRD technique has also been used in a temperature-resolved mode to observe the formation of IMCs, in situ, during the solidification of the solder joint. The results demonstrate that the XRD technique is very attractive as it allows for nondestructive investigations to be performed on expensive state-of-the-art electronic components, thereby allowing new, lead-free materials to be fully characterized.

Nitrogen is now used in wave soldering machines to help lower the amount of dross that can be formed on the solder bath surface. The paper provides details on the use of computational fluid dynamics in helping understand the flow profiles of nitrogen in a wave soldering machine and to predict the concentration of nitrogen and oxygen around the solder bath.

Wall-slip plays an important role in characterising the flow behaviour of solder paste materials. The wall slip arises due to the various attractive and repulsive forces acting between the solder particles and the walls of the measuring geometry.These interactions could lead to the presence of a thin solvent layer adjacent to the wall, which gives rise to slippage. The wall slip effect can play an important role in ensure successfulpaste release after the printing process. Wall-slip plays animportant role in characterising the flow behaviour of solderpastes and isotropic conductive adhesives. The study investigates the wall-slip formation in solder paste andisotropic conductive adhesives using flow visualisation technique. The slip distance was measured for parallel plate with different surface roughness in order to quantify the wallslip formations in these paste materials. An ink marker line was drawn between the parallel plate and the free surface of the sample. The parallel was rotated slowly at a constant shear rate of 0.05 sec-1 and the displacement of the ink marker was observed using a video microscope and image capturing software was utilised to capture the displacement of ink marker. From this study, it was found that the wall-slip effect was evident in all the paste materials. In addition, the different surface roughness of the parallel plates did not prevent the formation of wall-slip. This study has revealed that the wallslip effect could used to understand the flow behaviour of the paste in the stencil printing process.

The role intra-organizational knowledge exchanges play in innovation processes has been widely acknowledged in the organizational literature. This paper contributes to the understanding of which specific configurations knowledge networks assume during different phases of radical and incremental innovation processes. The case study we selected is a FLOSS (Free/Libre Open Source Software) community consisting of 233 developers committed to the development of a web browser application since November 2002. By harvesting the mailing list, official blog and code repository of a FLOSS community, we investigate the patterns of knowledge exchange and individual contributions of its developers. We measure structural cohesion and compare global and local network properties at different points in time. Preliminary results show that phases of radical and incremental innovation are associated with specific configurations of the knowledge network as a whole as well as with different network positions of the core developers of the software.

The recent trends of chip architectures with higher number of heterogeneous cores, and non-uniform memory/non-coherent caches, brings renewed attention to the use of Software Transactional Memory (STM) as a fundamental building block for developing parallel applications. Nevertheless, although STM promises to ease concurrent and parallel software development, it relies on the possibility of aborting conflicting transactions to maintain data consistency, which impacts on the responsiveness and timing guarantees required by embedded real-time systems. In these systems, contention delays must be (efficiently) limited so that the response times of tasks executing transactions are upper-bounded and task sets can be feasibly scheduled. In this paper we assess the use of STM in the development of embedded real-time software, defending that the amount of contention can be reduced if read-only transactions access recent consistent data snapshots, progressing in a wait-free manner. We show how the required number of versions of a shared object can be calculated for a set of tasks. We also outline an algorithm to manage conflicts between update transactions that prevents starvation.

L’objectif principal de cette thèse de doctorat en composition consiste en la conceptualisation et création d’une oeuvre pour guitare électrique et dispositif électronique se situant à un point de rencontre stylistique entre le free jazz, la musique électro glitch et le drone métal. Le présent texte vise principalement à expliciter la démarche de création de cette oeuvre, intitulée feedback. À la suite du chapitre d'introduction qui décrit l'origine et les objectifs de ce projet de composition, le premier chapitre est consacré à une réflexion sur l'improvisation musicale. En partant d'une description générale de cette pratique et de ses origines, cinq manifestations de l'improvisation qui ont influencé l’oeuvre y sont décrites. Dans le deuxième chapitre est présentée l'hyperguitare qui a été développée pour la pièce ainsi que la description de ses composantes matérielles et logicielles. Dans le troisième chapitre sont décrits le contexte de création, le rôle de l’improvisation dans le processus de création et la description technique des quatre oeuvres composées en amont de feedback. Le quatrième chapitre est dédié à la pièce feedback inspirée de l'œuvre cinématographique et littéraire Fight Club et imprégnée, sur le plan stylistique, de la culture rock, du free jazz et de la musique électroacoustique glitch. En conclusion sont présentés les nouveaux objectifs que ces recherches ont engendrés.

Newspapers cover a large amount of information everyday on topics of varied interests. To a university, newspapers are essential components of communication as they cover various happenings in a university. These items of information are neither stored properly nor put in retrieval systems for future use. The news and views appeared in newspapers can effectively be organized in a digital library making use of open source software. The CUSAT digital library (http://dspace.cusat.ac.in/dspace/) has organized some news items that appeared in local newspapers about the university under a special community named “CUSAT-News”. This article describes the methods of collecting, selecting, organizing, providing access and preserving news items required by a university using DSpace open source software.

Software systems are progressively being deployed in many facets of human life. The implication of the failure of such systems, has an assorted impact on its customers. The fundamental aspect that supports a software system, is focus on quality. Reliability describes the ability of the system to function under specified environment for a specified period of time and is used to objectively measure the quality. Evaluation of reliability of a computing system involves computation of hardware and software reliability. Most of the earlier works were given focus on software reliability with no consideration for hardware parts or vice versa. However, a complete estimation of reliability of a computing system requires these two elements to be considered together, and thus demands a combined approach. The present work focuses on this and presents a model for evaluating the reliability of a computing system. The method involves identifying the failure data for hardware components, software components and building a model based on it, to predict the reliability. To develop such a model, focus is given to the systems based on Open Source Software, since there is an increasing trend towards its use and only a few studies were reported on the modeling and measurement of the reliability of such products. The present work includes a thorough study on the role of Free and Open Source Software, evaluation of reliability growth models, and is trying to present an integrated model for the prediction of reliability of a computational system. The developed model has been compared with existing models and its usefulness of is being discussed.

Los proyectos y productos comúnmente llamados Free and Open Source Software1 relacionados con la geomática están experimentando una evolución y actualización vertiginosa. A los “tradicionales” proyectos de servicios de mapas, bases de datos espaciales o clientes pesados, se les están uniendo un amplio conjunto de componentes como servicios de publicación, clientes ligeros, servicios de geoprocesamiento, movilidad, frameworks, …o nuevos estándares como GeoRSS, WMS Tiled, WPS,… Este artículo pretende efectuar una breve pausa para analizar el panorama actual del mundo del software libre, categorizando los proyectos y productos existentes en la actualidad, para valorar cada uno de ellos, analizando su situación actual, su trayectoria, su evolución futura y las interrelaciones existentes en el ecosistema de software libre SIG. Se analizará la situación y el catálogo disponible de proyectos/productos de servidores de datos espaciales, servidores OGC , publicación/clientes de mapas ligeros, aplicaciones de escritorio, clientes IDE, bibliotecas de desarrollo, herramientas de catálogo cliente y servidor, etc.. Se mostrará el ecosistema de proyectos, organizaciones y personas que colaboran con los principales productos, con sus interrelaciones entre sí, y los planes de futuro conocidos. El resultado esperado es mostrar al lector una imagen general (“big-picture”) que le permita posicionar sus necesidades con criterio dentro del panorama actual de las soluciones SIG basadas en software libre

En este trabajo se describe la solución ideada para la implantación de un Sistema de Información Geográfica que debe dar servicio al Instituto Universitario del Agua y del Medio Ambiente de la Universidad de Murcia y al Instituto Euromediterráneo del Agua. Dada la naturaleza de ambas instituciones, se trata de una herramienta orientada fundamentalmente al estudio de recursos hídricos y procesos hidrológicos. El proceso se inició con una identificación de las necesidades de los usuarios (con perfiles y requerimiento diferentes) y el posterior desarrollo del diseño conceptual que pudiera asegurar la satisfacción de estas necesidades. Debido a que los requerimientos de los usuarios así lo demandaban, se ha tenido en cuenta tanto a usuarios que trabajan en entorno linux como a otros que lo hacen en entorno windows. Se ha optado por un sistema basado en software libre utilizando GRASS para el manejo de información raster y modelización; postgis (sobre postgreSQL) y GRASS para la gestión de información vectorial; y QGIS, gvSIG y Kosmo como interfaces gráficas de usuario. Otros programas utilizados para propósitos específicos han sido R, Mapserver o GMT
