The rapid growth in high data rate communication systems has introduced new high spectral efficient modulation techniques and standards such as LTE-A (long term evolution-advanced) for 4G (4th generation) systems. These techniques have provided a broader bandwidth but introduced high peak-to-average power ratio (PAR) problem at the high power amplifier (HPA) level of the communication system base transceiver station (BTS). To avoid spectral spreading due to high PAR, stringent requirement on linearity is needed which brings the HPA to operate at large back-off power at the expense of power efficiency. Consequently, high power devices are fundamental in HPAs for high linearity and efficiency. Recent development in wide bandgap power devices, in particular AlGaN/GaN HEMT, has offered higher power level with superior linearity-efficiency trade-off in microwaves communication. For cost-effective HPA design to production cycle, rigorous computer aided design (CAD) AlGaN/GaN HEMT models are essential to reflect real response with increasing power level and channel temperature. Therefore, large-size AlGaN/GaN HEMT large-signal electrothermal modeling procedure is proposed. The HEMT structure analysis, characterization, data processing, model extraction and model implementation phases have been covered in this thesis including trapping and self-heating dispersion accounting for nonlinear drain current collapse. The small-signal model is extracted using the 22-element modeling procedure developed in our department. The intrinsic large-signal model is deeply investigated in conjunction with linearity prediction. The accuracy of the nonlinear drain current has been enhanced through several issues such as trapping and self-heating characterization. Also, the HEMT structure thermal profile has been investigated and corresponding thermal resistance has been extracted through thermal simulation and chuck-controlled temperature pulsed I(V) and static DC measurements. Higher-order equivalent thermal model is extracted and implemented in the HEMT large-signal model to accurately estimate instantaneous channel temperature. Moreover, trapping and self-heating transients has been characterized through transient measurements. The obtained time constants are represented by equivalent sub-circuits and integrated in the nonlinear drain current implementation to account for complex communication signals dynamic prediction. The obtained verification of this table-based large-size large-signal electrothermal model implementation has illustrated high accuracy in terms of output power, gain, efficiency and nonlinearity prediction with respect to standard large-signal test signals.

In recent times, increased emphasis has been placed on diversifying the types of trees to shade cacao (Theobroma cacao L.) and to achieve additional services. Agroforestry systems that include profitable and native timber trees are a viable alternative but it is necessary to understand the growth characteristics of these species under different environmental conditions. Thus, timber tree species selection should be based on plant responses to biotic and abiotic factors. The aims of this study were (1) to evaluate growth rates and leaf area indices of the four commercial timber species: Cordia thaisiana, Cedrela odorata, Swietenia macrophylla and Tabebuia rosea in conjunction with incidence of insect attacks and (2) to compare growth rates of four Venezuelan Criollo cacao cultivars planted under the shade of these four timber species during the first 36 months after establishment. Parameters monitored in timber trees were: survival rates, growth rates expressed as height and diameter at breast height and leaf area index. In the four Cacao cultivars: height and basal diameter. C. thaisiana and C. odorata had the fastest growth and the highest survival rates. Growth rates of timber trees will depend on their susceptibility to insect attacks as well as to total leaf area. All cacao cultivars showed higher growth rates under the shade of C. odorata. Growth rates of timber trees and cacao cultivars suggest that combinations of cacao and timber trees are a feasible agroforestry strategy in Venezuela.

The impact of two crop planting methods and of the application of cyanobacterial inoculants on plant growth, yield, water productivity and economics of rice cultivation was evaluated with the help of a split plot designed experiment during the rainy season of 2011 in New Delhi, India. Conventional transplanting and system of rice intensification (SRI) were tested as two different planting methods and seven treatments that considered cyanobacterial inoculants and compost were applied with three repetitions each. Results revealed no significant differences in plant performance and crop yield between both planting methods. However, the application of biofilm based BGA bio-fertiliser + 2/3 N had an overall positive impact on both, plant performance (plant height, number of tillers) and crop yield (number and weight of panicles) as well as on grain and straw yield. Higher net return and a higher benefit-cost ratio were observed in rice fields under SRI planting method, whereas the application of BGA + PGPR + 2/3 N resulted in highest values. Total water productivity and irrigation water productivity was significantly higher under SRI practices (5.95 and 3.67 kg ha^(-1) mm^(-1)) compared to practices of conventional transplanting (3.36 and 2.44), meaning that using SRI method, water saving of about 34 % could be achieved and significantly less water was required to produce one kg of rice. This study could show that a combination of plant growth promoting rhizobacteria (PGPR) in conjunction with BGA and 2/3 dose of mineral N fertiliser can support crop growth performance, crop yields and reduces overall production cost, wherefore this practices should be used in the integrated nutrient management of rice fields in India.
