Using NH3 cracked on the growing surface as the nitrogen precursor, an AlGaN/GaN modulation-doped (MD) heterostructure without a buffer layer was grown on a nitridated sapphire substrate in a home-made molecular beam epitaxy (MBE) system. Though the Al composition is as low as 0.036, as deduced from photoluminescence (PL) measurements, the AlGaN barrier layer can be an efficient carrier supplier for the formation of a two-dimensional electron gas (2DEG) at the heterointerface. The 2DEG characteristics are verified by the variable temperature Hall measurements down to 7 K. Using a parallel conduction model, we estimate the actual mobility of the 2DEG to be 1100 cm(2)/V s as the sheet carrier density to be 1.0 x 10(12) cm(-2). Our results show that the AlGaN/GaN system is very suitable for the fabrication of high electron mobility transistors (HEMTs). (C) 1998 Elsevier Science B.V. All rights reserved.

To better understand the characteristics of the clay minerals in the southern Yellow Sea, the X-ray quantitative determinations have been carried out for the surface samples obtained from the Yellow Sea. With newly compiled clay mineral synoptic maps, the depositional processes were described for four main clay minerals (illite, chlorite, kaolinite and smectite). The analysis shows that most clay minerals are of terrigenous source with the Huanghe River acting as the major sediment supplier. Besides, the source of muddy sediments in the Yellow Sea was also discussed. As for the central Yellow Sea mud (CYSM), the sediments in its northern part mainly come from the Huanghe River, and those in the rest are of multi-origin. Very similarly, a large amount of sediments in the northern part of the southeastern Yellow Sea Mud (SEYSM) derive from the Keum River and Yeong-san River, while those in the southern part are of multi-origin.

Steam reforming of ethanol over CuO/CeO2 was studied. Acetaldehyde and hydrogen were mainly produced at 260degreesC. At 380degreesC, acetone was the main product, and 2 mol of hydrogen was produced from 1 mol of ethanol. The formation of hydrogen accompanied by the production of acetone was considered to proceed through the following, consecutive reactions: dehydrogenation of ethanol to acetaldehyde. aldol condensation of the acetaldehyde, and the reaction of the aldol with the lattice oxygen [O(s)] on the catalyst to form a surface intermediate, followed by its dehydrogenation and decarboxylation. The overall reaction was expressed by2C(2)H(5)OH + H2O --> CH3COCH3 + CO2 + 4H(2). Ceria played an important role as an oxygen supplier. The addition of MgO to CuO/CeO2 resulted in the production of hydrogen at lower temperatures by accelerating aldol condensation. (C) 2004 Elsevier B.V. All rights reserved.
