Optimized AlGaN/AlN/GaN high electron mobility transistors (HEMTs) structures were grown on 2-in semi-insulating (SI) 6H-SiC substrate by metal-organic chemical vapor deposition (MOCVD). The 2-in. HEMT wafer exhibited a low average sheet resistance of 305.3 Omega/sq with a uniformity of 3.85%. The fabricated large periphery device with a dimension of 0.35 pm x 2 nun demonstrated high performance, with a maximum DC current density of 1360 mA/mm, a transconductance of 460 mS/mm, a breakdown voltage larger than 80 V, a current gain cut-off frequency of 24 GHz and a maximum oscillation frequency of 34 GHz. Under the condition of continuous-wave (CW) at 9 GHz, the device achieved 18.1 W output power with a power density of 9.05 W/mm and power-added-efficiency (PAE) of 36.4%. While the corresponding results of pulse condition at 8 GHz are 22.4 W output power with 11.2 W/mm power density and 45.3% PAE. These are the state-of-the-art power performance ever reported for this physical dimension of GaN HEMTs based on SiC substrate at 8 GHz. (c) 2008 Elsevier Ltd. All rights reserved.

Experimental study of a liquid fed direct methanol fuel cell has been conducted in different gravity environments. A small single cell with 5 cm x 5 cm active area has single serpentine channel on the graphite cathode polar plate and 11 parallel straight channels on the graphite anode flow bed. Cell voltage and current have been measured and two-phase flow in anode channels has been in situ visually observed. The experimental results indicate that the effect of gravity on power performance of the direct methanol fuel cell is large when the concentration polarization governs fuel cells operation. Gravitational effect becomes larger at higher current density. Increasing methanol feeding molarity is conducive to weaken the influence of gravity on performance of liquid fed direct methanol fuel cells. Increasing feeding flow rate of methanol solution from 6 to 15 ml/min could reduce the size of carbon dioxide bubbles, while the influence of gravity still exist. Transport phenomena inside direct methanol fuel cells in microgravity is also analyzed and discussed.

利用国家微重力实验室落塔提供的短时微重力实验环境,对常重力和微重力条件下直接甲醇燃料电池(DMFC)内部的气液两相流动形态和相应电性能等的影响进行了实验研究,发现在微重力条件下,DMFC阳极流道内CO_2气泡速度很小,气泡尺寸随着时间的推移而不断长大,甚至堵塞流道;流道堵塞现象随电流增大而急剧强化.电性能曲线显示,在浓差极化区存在显著的重力效应,电性能的恶化随浓差极化程度的加强而增大.

AlGaN/GaN high electron mobility transistors (HEMTs) on 6H-SiC with varying field-plate length and gate-drain spacing were fabricated and analyzed. The classical small signal FET model and the well-known ColdFET method were used to extract the small signal parameters of the devices. Though the devices with field plates exhibited lower better f(T) characteristic, they did demonstrate better f(max), MSG and power density performances than the conventional devices without field plate. Besides, no independence of DC characteristic on field-plate length was observed. With the increase of the field-plate length and the gate-drain spacing, the characteristic of f(T) and f(max), degraded due to the large parasitic effects. Loadpull method was used to measure the microwave power performance of the devices. Under the condition of continuous wave at 5.4 GHz, an output power density of 4.69 W/mm was obtained for device with field-plate length of 0.5 mu m and gate-drain length of 2 mu m. 在国产百万亿次超级计算机曙光5000A上进行了天体大规模数值模拟软件的性能和可扩展测试实验,详细介绍了软件中的测试程序以及测试环境和过程,并对测试结果进行了分析.对于80×80×50的网格规模,采用每节点4进程测试了16~128个处理器核,每节点8进程、16进程分别测试了16~512个处理器核,相对加速比最终分别达到5.33、10.48和12.57,并行效率分别达到66.66%、32.58%和32.29%.对于160×160×100的网格规模,测试了每节点16进程的64~8192个核的性能,最大相对加速比为12.46,并行效率为9.73%.测试结果表明,曙光5000A具有良好的性能,测试结果对软件下一步的优化研究具有重要的指导意义.

Modeling studies are preformed to investigate the plasma and heat transfer characteristics of a low power argon arcjet thruster. Computed temperature, velocity, static pressure, and Mach number distribution in arcjet thruster under typical operating condition are presented in this paper. It shows that the performance data from numerical modeling results are basically consistent with the experimental measured values.

A modeling study is conducted to investigate the plasma flow and heat transfer characteristics of low-power (kW class) arc-heated thrusters (arcjets) with 2:1 hydrogen/nitrogen to simulate decomposed hydrazine as the propellant. The all-speed SIMPLE algorithm is employed to solve the governing equations, which take into account the effects of compressibility, the Lorentz force and Joule heating, as well as the temperature- and pressure-dependence of the gas properties. Typical computed results about the temperature, velocity and Mach number distributions within arcjet thruster are presented for the case with arc current of 9 A and inlet stagnant pressure of 3.3×105 Pa to show the flow and heat transfer characteristics. It is found that the propellant is heated mainly in the near-cathode and constrictor region, with the highest plasma temperature appearing near the cathode tip, and the flow transition from the subsonic to supersonic regime occurs within the constrictor region. The effect of gas viscosity on the plasma flow within arcjet thruster is examined by an additional numerical test using artificially reduced values of gas viscosity. The test results show that the gas viscosity appreciably affects the plasma flow and the performance of the arcjet thruster for the cases with the hydrazine or hydrogen as the propellant. The integrated axial Lorentz force in the thruster nozzle is also calculated and compared with the thrust force of the arcjet thruster. It is found that the integrated axial Lorentz force is much smaller than the thrust force for the low-power arcjet thruster. Modeling results for the NASA 1-kW class arcjet thruster with simulated hydrazine as the propellant are found to be reasonably consistent with available experimental data.

In the laser induced thermal fatigue simulation test on pistons, the high power laser was transformed from the incident Gaussian beam into a concentric multi-circular pattern with specific intensity ratio. The spatial intensity distribution of the shaped beam, which determines the temperature field in the piston, must be designed before a diffractive optical element (DOE) can be manufactured. In this paper, a reverse method based on finite element model (FEM) was proposed to design the intensity distribution in order to simulate the thermal loadings on pistons. Temperature fields were obtained by solving a transient three-dimensional heat conduction equation with convective boundary conditions at the surfaces of the piston workpiece. The numerical model then was validated by approaching the computational results to the experimental data. During the process, some important parameters including laser absorptivity, convective heat transfer coefficient, thermal conductivity and Biot number were also validated. Then, optimization procedure was processed to find favorable spatial intensity distribution for the shaped beam, with the aid of the validated FEM. The analysis shows that the reverse method incorporated with numerical simulation can reduce design cycle and design expense efficiently. This method can serve as a kind of virtual experimental vehicle as well, which makes the thermal fatigue simulation test more controllable and predictable. (C) 2007 Elsevier Ltd. An arc-heated thruster of 130–800 W input power is tested in a vacuum chamber at pressures lower than 20 Pa with argon or H2–N2 gas mixture as propellant. The time-dependent arc voltage-current curve, outside-surface temperature of the anode nozzle and the produced thrust of the firing arcjet thruster are measured in situ simultaneously, in order to analyze and evaluate the dependence of thruster working characteristics and output properties, such as specific impulse and thrust efficiency, on nozzle temperature.

In this paper, we conduct a theoretical analysis of the design, fabrication, and performance measurement of high-power and high-brightness strained quantum-well lasers emitting at 0.98 mum, The material system of interest consists of an Al-free InGaAs-InGaAsP active region and AlGaAs cladding layers. Some key parameters of the laser structure are theoretically analyzed, and their effects on the laser performance are discussed. The laser material is grown by metal-organic chemical vapor deposition and demonstrates high quality with low-threshold current density, high internal quantum efficiency, and extremely low internal loss. High-performance broad-area multimode and ridge-waveguide single-mode laser devices are fabricated. For 100-mum-wide stripe lasers having a cavity length of 800 mum, a high slope efficiency of 1.08 W-A, a low vertical beam divergence of 34 degrees, a high output power of over 4.45 W, and a very high characteristic temperature coefficient of 250 K were achieved. Lifetime tests performed at 1.2-1.3 W (12-13 mW/mum) demonstrates reliable performance. For 4-mum-wide ridge waveguide single-mode laser devices, a maximum output power of 394 mW and fundamental mode power up to 200 mW with slope efficiency of 0.91 mW/mum are obtained.

Recently a new method for simulating the thermal loading on pistons of diesel engines was reported. The spatially shaped high power laser is employed as the heat source, and some preliminary experimental and numerical work was carried out. In this paper, a further effort was made to extend this simulation method to some other important engine parts such as cylinder heads. The incident Gaussian beam was transformed into concentric multi-circular patterns of specific intensity distributions, with the aid of diffractive optical elements (DOEs). By incorporating the appropriate repetitive laser pulses, the designed transient temperature fields and thermal loadings in the engine parts could be simulated. Thermal-structural numerical models for pistons and cylinder heads were built to predict the transient temperature and thermal stress. The models were also employed to find the optimal intensity distributions of the transformed laser beam that could produce the target transient temperature fields. Comparison of experimental and numerical results demonstrated that this systematic approach is effective in simulating the thermal loading on the engine parts. (C) 2009 Elsevier Ltd. A new methodology is proposed in this paper to predict the lowest power consumption for a double-tube-socket (DTS) pneumatic conveying system. This methodology is established on both experimental work and numerical simulation. After parametric studies by numerical simulation, the desired conveying cases which have the lowest power consumption were obtained. Finally those cases were carried out in our experimental system. One of the most attractive features of derivative spectrometry is its higher resolving power. In the present power, numerical derivative techniques are evaluated from the viewpoint of increase in selectivity, the latter being expressed in terms of the interferent equivalent concentration (IEC). Typical spectral interferences are covered, including flat background, sloped background, simple curved background and various types of line overlap with different overlapping degrees, which were defined as the ratio of the net interfering signal at the analysis wavelength to the peak signal of the interfering line. the IECs in the derivative spectra are decreased by one to two order of magnitudes compared to those in the original spectra, and in the most cases, assume values below the conventional detection limits. The overlapping degree is the dominant factor that determines whether an analysis line can be resolved from an interfering line with the derivative techniques. Generally, the second derivative technique is effective only for line overlap with an overlapping degree of less than 0.8. The effects of other factors such as line shape, data smoothing, step size and the intensity ratio of analyte to interferent on the performance of the derivative techniques are also discussed. All results are illustrated with practical examples.

The performance of 23 kinds of waveriders, derived from different conical flowfields, is analyzed by the numerical computation under the conditions of fight speed of Mach 6, attack angle of 0° and flight altitude of 30 km. These results indicate that the performance is influenced by the shapes and the width to height ratios (W/H ) of generating cones. The geometrical parameter and the lift coefficient are proportional to W/H, while the drag coefficient and the lift to drag ratio (L/D ) have extreme values. Considering the base drag and the computation errors, the waverider with the highest L/D is cut from the elliptical cone’s flowfield (W/H = 1.5―1.618), and the configuration with the lowest drag can also be obtained at W/H = 1:1.5. Accordingly, good suggestions are proposed for practical design based on these computational results.
