Structure and photoluminescence of InGaAs self-assembled quantum dots grown on InP(001)

Molecular beam epitaxy has been used for growing InGaAs self-assembled quantum dots (QDs) in InAlAs on an InP(001) substrate. Nominal deposition of 9.6 monolayers of In0.9Ga0.1As results in QDs of similar to 6.5 nm high with an areal density of 3.3 X 10(11) cm(-2). Conspicuous bimodal size distribution is identified, and is responsible for the observed QDs photoluminescence (PL) emission with two peaks at 0.627 and 0.657 eV. Good agreement is achieved between the observed PL peak energies and calculated results. (C) 1999 American Institute of Physics. [S00218979(99)00101-2].

The photon scanning tunneling microscope and its applications

A simple photon scanning tunneling microscope (PSTM) is described. Its lateral resolution (similar to 10nm with a maximal scanning range of 10 mu m x 10 mu m ) is much better than that of a conventional optical microscope. Its principle, the fiber optic tip fabrication and PSTM images of different samples such as mica, HDPE and LiNbO3 are presented.

基于模糊行为分析的移动自组网入侵检测

移动自组网络是一种不需要基础设施的网络．在这种网络中，移动节点是自组织的，并且需要互相提供网络路由服务．自组网络非常容易受到攻击，特别是内部攻击．提出了一个基于模糊行为分析的入侵检测方案，以检测网络内部的路由攻击．利用邻接节点监测，通过分析节点路由行为与路由规范的偏差，发现恶意行为．在数据分析的过程中引入了模糊路由行为分析的方法，大大降低了误报率．仿真实验表明，该方案能有效地检测出路由入侵行为，而将误报率控制在一个较低的水平．

基于单字提示特征的中文命名实体识别快速算法

近年来条件随机场(CRF)模型在自然语言处理中的应用越来越广泛。标准的线性链(Linear-chain)模型一般采用L—BFGS参数估计方法，收敛速度慢。本文在分析模型复杂度的基础上提出了一种改进的快速CRF算法。该算法通过引入小规模单字特征降低特征的规模，并通过在推理过程中引入任务相关的人工知识压缩Viterbi和Baum-Welch格搜索空间，提高了训练的速度。在中文863命名实体识别评测语料和SIGHAN06语料集上进行的实验表明，该算法在不影响中文命名实体识别精度的同时，有效地降低了模型的训练代价。

An asymmetric MOSFET-C band-pass filter with on-chip charge pump auto-tuning

An asymmetric MOSFET-C band-pass filter(BPF)with on chip charge pump auto-tuning is presented.It is implemented in UMC (United Manufacturing Corporation)0.18μm CMOS process technology. The filter system with auto-tuning uses a master-slave technique for continuous tuning in which the charge pump OUtputs 2.663 V, much higher than the power supply voltage, to improve the linearity of the filter. The main filter with third order low-pass and second order high-pass properties is an asymmetric band-pass filter with bandwidth of 2.730-5.340 MHz. The in-band third order harmonic input intercept point(HP3) is 16.621 dBm,wim 50 Ω as the source impedance. The input referred noise iS about 47.455μVrms. The main filter dissipates 3.528 mW while the auto-tuning system dissipates 2.412 mW from a 1.8 V power supply. The filter with the auto-tuning system occupies 0.592 mm~2 and it can be utilized in GPS (global positioning system)and Bluetooth systems.
